本発明の感光性接着剤組成物は、半導体素子と被接合部材とを接合するのに用いられ、硬化後の当該感光性接着剤組成物の25℃での弾性率が、2.0~3.5GPaであり、硬化前の当該感光性接着剤組成物の25℃での弾性率が、硬化後の当該感光性接着剤組成物の25℃での弾性率の70~120%であり、エッチング処理およびアッシング処理に供された硬化前の当該感光性接着剤組成物の、半導体素子に対する25℃での接着力が20~200Nであり、硬化前の当該感光性接着剤組成物の100~200℃での最小溶融粘度が、20~500Pa・sである。
Description
本発明は、感光性接着剤組成物および半導体装置に関する。
半導体装置の集積度は、いわゆるムーアの法則といわれる予測に沿って、これまで年を追うごとに高くなってきた。しかしながら、近年は、半導体素子に形成される構造の微細化が物理的な限界に近づいてきたこともあり、半導体装置の高集積化のペースが鈍化している。そこで、1つの半導体素子について高密度化を図るのではなく、複数の半導体素子を積層することにより、半導体装置の見かけの集積度を高める方法が提案されている。
半導体素子を積層する際には、半導体素子同士の間にダイボンディング用の接着フィルム(接着剤)を配置し、これにより半導体素子同士を接着する。一方、接着剤の硬化収縮に伴う応力が、半導体素子と接着剤との界面に発生等することを考慮して、半導体素子と接着剤との間にバッファーコート膜が設けられている。これにより、半導体素子と接着剤との界面における応力集中の緩和が図られる。
例えば、特許文献1の段落0003、0078、0079には、複数の半導体素子を積層したスタックパッケージが開示されている。このスタックパッケージにおいて、ウエハーとダイボンディングフィルム(ダイアタッチフィルム)との間にバッファーコート膜のような表面保護層を形成することが開示されている。
また、最近では、モバイル機器の普及により、それに内蔵される半導体装置についても小型化、薄型化の要請が強くなっている。そこで、複数の半導体素子を積層してなる半導体装置においても、薄型化を図る必要がある。一方、半導体装置のさらなる高集積化に対する要請も強いことから、半導体素子の積層数をより多くすることも検討されている。
このように多数の半導体素子を積層した場合、半導体素子同士の間には、それぞれ半導体素子の表面を保護するバッファーコート膜と半導体素子同士を接着するダイボンディングフィルムの2層が介在する。このため、半導体装置全体の薄型化には限界がある。また、2層が介在する分、積層工程も煩雑になり、積層数が多くなるにつれてその課題も増してくる。
そこで、半導体素子同士の間に介在する部材の点数を減らすことにより、半導体装置全体の薄型化と製造工程の簡略化とを図る必要がある。ところが、バッファーコート膜の素子保護機能とダイボンディングフィルムの接着機能とは、互いに相反する要素も含んでいることから、1層で2つの機能を発揮させることは、未だ不十分である。
本発明の目的は、応力集中を緩和しつつ、半導体素子同士を接着し得る感光性接着剤組成物、およびかかる感光性接着剤組成物により半導体素子同士を接着した積層型半導体素子を備え、信頼性が高く製造が容易な半導体装置を提供することにある。
このような目的は、下記(1)~(19)の本発明により達成される。
(1) 半導体素子と被接合部材とを接合するのに用いられる感光性接着剤組成物であって、
硬化後の当該感光性接着剤組成物の25℃での弾性率が、2.0~3.5GPaであり、
硬化前の当該感光性接着剤組成物の25℃での弾性率が、硬化後の当該感光性接着剤組成物の25℃での弾性率の70~120%であり、
エッチング処理およびアッシング処理に供された硬化前の当該感光性接着剤組成物の、半導体素子に対する25℃での接着力が20~200Nであり、
硬化前の当該感光性接着剤組成物の100~200℃での最小溶融粘度が、20~500Pa・sであることを特徴とする感光性接着剤組成物。

(4) 前記アッシング処理は、酸素ガス(O2)とアルゴンガス(Ar)との混合ガスを用いて、出力:600W、時間:12分、O2流量/Ar流量:50sccm/150sccmの条件で行われる上記(1)ないし(3)のいずれかに記載の感光性接着剤組成物。
(5) 前記エッチング処理およびアッシング処理に供された硬化前の当該感光性接着剤組成物の、UV剥離タイプのバックグラインドフィルムに対する25℃での粘着力が、3.0N/25mm以上である上記(1)ないし(4)のいずれかに記載の感光性接着剤組成物。
(6) 前記エッチング処理およびアッシング処理に供されるとともに、UV照射処理に供された硬化前の当該感光性接着剤組成物の、UV剥離タイプのバックグラインドフィルムに対する50℃での粘着力が、0.5N/25mm以下である上記(1)ないし(5)のいずれかに記載の感光性接着剤組成物。
(7) 当該感光性接着剤組成物は、アルカリ可溶性樹脂を含む上記(1)ないし(6)のいずれかに記載の感光性接着剤組成物。
(8) 前記アルカリ可溶性樹脂は、環状オレフィン系樹脂を含む上記(7)に記載の感光性接着剤組成物。
(9) 前記環状オレフィン系樹脂は、ノルボルネン系樹脂を含む上記(8)に記載の感光性接着剤組成物。
(10) 前記アルカリ可溶性樹脂は、酸性基を有する上記(7)ないし(9)のいずれか1項に記載の感光性接着剤組成物。
(11) 前記アルカリ可溶性樹脂は、炭素数が2~30の直鎖状の置換基を有する上記(7)ないし(10)のいずれかに記載の感光性接着剤組成物。
(12) 前記直鎖状の置換基は、アルキルエーテル構造を含む上記(11)に記載の感光性接着剤組成物。
(13) 前記直鎖状の置換基は、下記式(1)で示される基である上記(11)または(12)に記載の感光性接着剤組成物。
(14) 前記アルカリ可溶性樹脂は、前記直鎖状の置換基を有する繰り返し単位を20~60mol%で含む上記(11)ないし(13)のいずれかに記載の感光性接着剤組成物。
(15) 当該感光性接着剤組成物は、さらに、エポキシ化合物と、フェノール化合物と、光酸発生剤とを含む上記(7)ないし(14)のいずれかに記載の感光性接着剤組成物。
(16) 前記エポキシ化合物は、2つ以上のグリシジル基を有する上記(15)に記載の感光性接着剤組成物。
(17) 前記エポキシ化合物の含有量は、前記アルカリ可溶性樹脂100質量部に対し、1~100質量部である上記(15)または(16)に記載の感光性接着剤組成物。
(18) 前記フェノール化合物は、その水酸基当量が60~150g/eqである上記(15)ないし(17)のいずれかに記載の感光性接着剤組成物。
(19) 積層型半導体素子を備える半導体装置であって、
前記積層型半導体素子は、複数の半導体素子と、前記半導体素子同士の間に設けられ、これらを接合する上記(1)ないし(18)のいずれかに記載の感光性接着剤組成物の硬化物とを有することを特徴とする半導体装置。

本発明によれば、応力集中を緩和しつつ、半導体素子同士を接着し得る感光性接着剤組成物が得られる。
また、本発明によれば、積層型半導体素子を備えた信頼性の高い半導体装置が得られる。
以下、本発明の感光性接着剤組成物および半導体装置について添付図面に示す好適実施形態に基づいて詳細に説明する。
<半導体装置>

図1に示す半導体装置10は、BGA(Ball Grid Array)型の半導体パッケージを有する一例である。半導体装置10は、積層された複数の半導体チップ(半導体素子)20と、半導体チップ20同士を接着する接着層601と、半導体チップ20を支持するパッケージ基板30と、半導体チップ20とパッケージ基板30とを接着する接着層101と、半導体チップ20を封止するモールド部50と、パッケージ基板30の下方に設けられたハンダボール80と、を有している。以下、各部の構成について順次詳述する。
図1に示す半導体装置10は、BGA(Ball Grid Array)型の半導体パッケージを有する一例である。半導体装置10は、積層された複数の半導体チップ(半導体素子)20と、半導体チップ20同士を接着する接着層601と、半導体チップ20を支持するパッケージ基板30と、半導体チップ20とパッケージ基板30とを接着する接着層101と、半導体チップ20を封止するモールド部50と、パッケージ基板30の下方に設けられたハンダボール80と、を有している。以下、各部の構成について順次詳述する。
半導体チップ20は、いかなる種類の素子であってもよく、例えばNAND(Not AND)フラッシュメモリー、DRAM(Dynamic Random Access Memory)のようなメモリー素子、IC(Integrated Circuit)、LSI(Large Scale Integration)のような集積回路素子等が挙げられる。
半導体チップ20の構成材料としては、特に限定されないが、例えばシリコン、炭化ケイ素等の単結晶材料、多結晶材料、アモルファス材料等が挙げられる。
複数の半導体チップ20は、その面内方向において互いに少しずつずれて積層されており、これによりチップ積層体200(積層型半導体素子)が構成されている。また、半導体チップ20同士は接着層601を介して接着されている。
なお、接着層601は、チップ積層体200の上面にも設けられている。

図1に示すパッケージ基板30は、コア基板31と、絶縁層32と、ソルダーレジスト層33と、配線34と、導通ビア35と、を備えるビルドアップ基板である。
コア基板31は、パッケージ基板30を支持する基板であり、例えばガラスクロスに樹脂材料を充填した複合材料で構成されている。
また、絶縁層32は、配線34同士や配線34と導通ビア35とを絶縁する層間絶縁層であり、例えば樹脂材料で構成されている。また、ソルダーレジスト層33は、パッケージ基板30の最表面に形成された配線を保護する表面保護層であり、例えば樹脂材料で構成されている。
また、配線34および導通ビア35は、それぞれ電気信号の伝送路であり、例えばAu、Ag、Cu、Al、Niの単体または合金といった金属材料で構成されている。
ハンダボール80は、配線34と電気的に接続されており、外部の電気回路に融着されることで、配線34を他の電気回路と接続するための電極として機能する。
複数の半導体チップ20を積層してなるチップ積層体200は、パッケージ基板30の上面に載置されている。チップ積層体200とパッケージ基板30とは、接着層101により接着されている。
また、パッケージ基板30の配線34の一部は、パッケージ基板30の上面に露出しており露出部を構成している。この露出部と各半導体チップ20の電極部とが、ボンディングワイヤー70により接続されている。
図1に示すモールド部50は、チップ積層体200の側面および上面を覆うとともに、パッケージ基板30の上面全体を覆うよう構成されている。これにより、外部環境からチップ積層体200を保護することができる。このようなモールド部50は、例えば、エポキシ系樹脂、フェノール系樹脂等の各種樹脂材料で構成されている。
<半導体装置の製造方法>
次に、本発明の半導体装置を製造する方法について説明する。
図2~4は、それぞれ本発明の半導体装置を製造する方法を説明するための図である。なお、以下の説明では、説明の便宜上、図2~4の上方を「上」といい、下方を「下」という。

本発明の半導体装置の製造方法は、感光性接着剤組成物を含む液体をウエハー上に塗布し、塗膜を得る塗布工程と、得られた塗膜を露光する露光工程と、現像により未露光部の塗膜を除去する現像工程と、塗膜に形成された開口部を介してウエハーにエッチング処理およびアッシング処理を施す処理工程と、ウエハーの裏面を研削するバックグラインド工程と、ウエハーをダイシングして複数の半導体チップに個片化するダイシング工程と、半導体チップをピックアップしてパッケージ基板上にマウントした後、別の半導体チップをピックアップして先にマウントした半導体チップ(被接合部材)上に圧着するマウント工程と、を有する。以下、各工程について順次説明する。
[1]塗布工程
まず、半導体チップ20を切り出すためのウエハー(半導体ウエハー)201を用意し、その上に感光性接着剤組成物を含む液体を塗布する。これにより、図2(a)に示すように、ウエハー201上に塗膜が得られる。

塗布方法は、特に限定されないが、スピンコート法、スプレーコート法、インクジェット法、ロールコーティング法、印刷法等が挙げられる。
必要に応じて、塗布した感光性接着剤組成物を含む液体(液状被膜)を加熱して乾燥させるようにしてもよい(プリベーク)。この場合、加熱温度は、70~160℃程度であるのが好ましく、80~150℃程度であるのがより好ましい。また、加熱時間は、加熱温度に応じて適宜設定されるが、5秒~30分程度であるのが好ましく、10秒~15分程度であるのがより好ましい。
なお、感光性接着剤組成物を含む液体は、本発明の感光性接着剤組成物にこれを溶解可能な溶媒等を適宜添加することにより調製される。また、用いる溶媒は、後述する工程において加熱された際、揮発により除去可能であるのが好ましい。具体的には、かかる溶媒としては、トルエン、キシレン、ベンゼン、ジメチルホルムアミド、テトラヒドロフラン、エチルセロソルブ、酢酸エチル、N-メチル-2-ピロリドン、γ-ブチロラクトン、N,N-ジメチルアセトアミド、ジメチルスルホキシド、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、ジエチレングリコールジブチルエーテル、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、乳酸メチル、乳酸エチル、乳酸ブチル、メチルエチルケトン、シクロヘキサノン、テトラヒドロフラン、メチル-1,3-ブチレングリコールアセテート、1,3-ブチレングリコール-3-モノメチルエーテル、ピルビン酸メチル、ピルビン酸エチル、メチル-3-メトキシプロピオネート等が挙げられ、これらのうち1種または2種以上を組み合わせて用いることができる。これらの中でも、溶解性が高く、かつ揮散により除去し易い点より、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、γ-ブチロラクトンおよびシクロヘキサノンのいずれかを含む溶媒が特に好ましい。
[2]露光工程
次いで、ウエハー201上に形成した塗膜601aに対し、所望のパターン形状を有する領域(露光領域)に露光処理を施す。これにより、露光領域の塗膜601aにおいて光硬化反応が生じ、所望のパターン形状の塗膜601aが得られる。

露光処理に用いられる光としては、様々な波長の電磁波や粒子線等が用いられ、例えばi線のような紫外線、可視光線、レーザー、X線、電子線等が挙げられる。このうち、波長200~700μm程度の紫外線または可視光線が好ましく用いられる。また、露光処理は、例えば空気雰囲気下、不活性ガス雰囲気下、減圧雰囲気下において行うことができる。
この露光工程では、例えば、所望のパターン形状を有するフォトマスクを塗膜601a上に設け、フォトマスクを介して露光することにより、フォトマスクが存在しない領域(露光領域)に存在する塗膜に光硬化反応を生じさせる。なお、指向性の高いX線や電子線を露光処理に用いる場合には、フォトマスクの使用を省略することができる。
露光処理における露光量は、感光性接着剤組成物の感度等に応じて適宜設定されるが、一例として30~3000mJ/cm2程度であるのが好ましい。
[3]現像工程
次いで、露光処理を施した塗膜601aに対し、現像処理を施す。これにより、未露光部の塗膜601aが除去され、所望のパターン形状が得られる。このような現像処理により、例えば半導体チップ20にボンディングワイヤー70を接続するための電極パッドを露出させることができる。また、後述するダイシング工程においてダイシングライン上の塗膜を除去することができる。
次いで、露光処理を施した塗膜601aに対し、現像処理を施す。これにより、未露光部の塗膜601aが除去され、所望のパターン形状が得られる。このような現像処理により、例えば半導体チップ20にボンディングワイヤー70を接続するための電極パッドを露出させることができる。また、後述するダイシング工程においてダイシングライン上の塗膜を除去することができる。
現像処理では、露光処理を施した塗膜601aに対して現像液を接触させる。これにより、未露光部の塗膜601aが現像液に溶解し、除去される。これにより、塗膜601aに開口部(図示せず)が形成される。現像液としては、例えば、アルカリ金属の炭酸塩、アルカリ金属の水酸化物、テトラアンモニウムヒドロキシドのようなアルカリ現像液、ジメチルホルムアミド、N-メチル-2-ピロリドンのような有機系現像液等が挙げられる。これらの中でも現像液としては、アルカリ現像液が特に好ましく用いられる。なお、アルカリ現像液は、環境に対する負荷が小さく、残渣が発生し難いという特徴を有する。
また、現像液の供給方法としては、例えば、スプレー、パドル、浸漬、超音波等の方式が挙げられる。なお、本実施形態では、塗膜601aがいわゆるネガ型の感光性を有しているが、塗膜601aはいわゆるポジ型の感光性を有していてもよい。塗膜601aがポジ型の感光性を有する場合、露光部の塗膜601aが現像液に溶解し、除去され、これにより塗膜601aに開口部が形成される。ネガ型またはポジ型のいずれであっても、後述する物性を塗膜601aに対して付与することができるが、ポジ型である方がそれを塗膜601aに対して好適に付与することができる。
[4]処理工程
次いで、塗膜601aが設けられたウエハー201(現像工程により開口部を介して露出したウエハー201の部分)に対し、必要に応じてエッチング処理を施す。これにより、ウエハー201の表面にパッシベーション膜(被膜)が形成されている場合、それを除去し、ボンディングワイヤー70を接続するための電極パッド(端子)を露出させることができる。
次いで、塗膜601aが設けられたウエハー201(現像工程により開口部を介して露出したウエハー201の部分)に対し、必要に応じてエッチング処理を施す。これにより、ウエハー201の表面にパッシベーション膜(被膜)が形成されている場合、それを除去し、ボンディングワイヤー70を接続するための電極パッド(端子)を露出させることができる。
エッチング処理としては、例えば、プラズマエッチング処理(ドライエッチング処理)、各種ウエットエッチング処理等が挙げられる。プラズマエッチング処理は、一般的に知られた条件で行うことができるが、例えば、処理ガスとしてフッ素化合物ガス(CF4、CHF3)、フッ素化合物ガス(CF4、CHF3)と酸素ガス(O2)との混合物ガス、またはフッ素化合物ガス(CF4、CHF3)とアルゴンガス(Ar)との混合物ガスを用い、出力は200~2000W、時間は0.2~15分、ガス流量は50~1000sccmの条件で行うことができる。
その後、必要に応じて塗膜601aが設けられたウエハー201にアッシング処理を施す。これにより、エッチング処理によって発生した処理残渣等を除去し、塗膜601a表面や電極パッド表面を清浄することができる。その結果、接着層601の接着力を高めたり、電極パッドに対するボンディングワイヤー70の接合力を高めたりすることができる。
アッシング処理としては、例えば、プラズマ処理等、薬剤を用いたウェット処理等が挙げられる。プラズマ処理は、例えば、処理ガスとして酸素ガス(O2)、酸素ガス(O2)とアルゴンガス(Ar)との混合物ガス等を用い、出力は200~2000W、時間は0.2~15分、ガス流量は50~1000sccmといった条件で行うことができる。
[5]バックグラインド工程
次いで、図2(c)に示すようにウエハー201の裏面を研削する(バックグラインド処理)。これにより、図2(c)の点線部分が除去され、ウエハー201の厚さを薄くすることができる。バックグラインド処理により、ウエハー201の厚さを、元のウエハー201の厚さによって異なるが、20~100μm程度まで薄くできる。
このバックグラインド処理には、例えばバックグラインディングホイールと呼ばれる装置が用いられる。
次いで、図2(c)に示すようにウエハー201の裏面を研削する(バックグラインド処理)。これにより、図2(c)の点線部分が除去され、ウエハー201の厚さを薄くすることができる。バックグラインド処理により、ウエハー201の厚さを、元のウエハー201の厚さによって異なるが、20~100μm程度まで薄くできる。
このバックグラインド処理には、例えばバックグラインディングホイールと呼ばれる装置が用いられる。
なお、図2(b)および図2(c)は、塗膜601aの表面(図2(a)の上面)にバックグラインドフィルム90を貼り付けた状態を示す図である。バックグラインド処理は、このように塗膜601aの表面にバックグラインドフィルム90を貼り付け、ウエハー201を固定することにより行うことができる。なお、図2(b)および図2(c)では、図2(a)に対して塗膜601aが成膜されたウエハー201を上下反転させている。
バックグラインドフィルム90には、UV剥離タイプのバックグラインドフィルムを用いることができる。このようなバックグラインドフィルム90を用いることにより、バックグラインド処理後に塗膜601aからバックグラインドフィルム90を剥がす際、バックグラインドフィルム90を介して塗膜601aにUV照射処理を施すだけで、バックグラインドフィルム90と塗膜601aとの間の接着力を大幅に低減することができる。その結果、塗膜601aに大きな負担を及ぼすことなく、バックグラインドフィルム90を塗膜601aから円滑に剥がすことができる。
バックグラインドフィルム90には、UV剥離タイプのバックグラインドフィルムを用いることができる。このようなバックグラインドフィルム90を用いることにより、バックグラインド処理後に塗膜601aからバックグラインドフィルム90を剥がす際、バックグラインドフィルム90を介して塗膜601aにUV照射処理を施すだけで、バックグラインドフィルム90と塗膜601aとの間の接着力を大幅に低減することができる。その結果、塗膜601aに大きな負担を及ぼすことなく、バックグラインドフィルム90を塗膜601aから円滑に剥がすことができる。
[6]ダイシング工程
次いで、ウエハー201にダイシング処理を施す。これにより、ウエハー201が複数の半導体チップ20に個片化される(切り分けられる)。

ダイシング処理は、ウエハー201をダイシング・ダイアタッチフィルムあるいはダイシングフィルムに貼り付けた状態で行う。このダイシング・ダイアタッチフィルムあるいはダイシングフィルムは、ダイシング処理の際にウエハー201を固定するために用いられる。
図2(d1)および図2(d2)は、それぞれ裏面が研削されたウエハー201の裏面(図2(c)の上面)側にダイシングフィルム100aを貼り付けた例を示す図である。なお、図2(d1)は、チップ積層体200の最下層(パッケージ基板30に最も近い層)に用いられる半導体チップ20を切り出すためのウエハー201等を図示している。一方、図2(d2)は、チップ積層体200の最下層以外の層に用いられる半導体チップ20を切り出すためのウエハー201等を図示している。また、図2(d1)および図2(d2)では、図2(c)に対して塗膜601aが成膜されたウエハー201を上下反転させている。
図2(d1)では、ダイシングフィルム100aとダイアタッチフィルム100bとの積層体であるダイシング・ダイアタッチフィルム100がウエハー201の裏面に貼り付けられている。一方、図2(d2)では、ウエハー201の裏面にダイシングフィルム100aが貼り付けられている。
次いで、図3(e1)および図3(e2)に示すように、バックグラインドフィルム90を剥がす。
次いで、図3(f1)および図3(f2)に示すように、塗膜601aが設けられたウエハー201に対してダイシング処理を施す。ダイシング処理は、図3(f1)および図3(f2)に示すように、ダイシングブレード110がダイシングフィルム100aに達するように行う。その結果、図3(f1)に示すように、塗膜601a、ウエハー201およびダイアタッチフィルム100bがそれぞれ個片化され、図3(g1)に示すように、接着層601、半導体チップ20および接着層101が積層してなる個片21が切り出される。同様に、図3(f2)に示すように、塗膜601aおよびウエハー201がそれぞれ個片化され、図3(g2)に示すように、接着層601および半導体チップ20が積層してなる個片22が切り出される。
なお、本実施形態では、1枚のウエハー201(複数の半導体チップ20の接合体)にダイシング処理を施して複数の半導体チップ20を切り出している。しかしながら、本発明はこれに限定されず、例えば、あらかじめ個片化されている複数の半導体チップ20を用いてもよい。この場合、ダイシング工程を省略することができる。また、ウエハー201や半導体チップ20が当初から薄い場合には、バックグラインド工程を省略することができる。
また、バックグラインド工程とダイシング工程の工程順序は、上述した順序に限定されず、それらの順序を入れ替えてもよい。すなわち、ウエハー201にダイシング処理を施した後、バックグラインド処理を施すようにしてもよい。
[7]マウント工程
図3(g1)および図3(g2)は、それぞれ切り出された個片21および個片22をボンディング装置120のコレット121でピックアップする例を示す図である。

まず、個片21をボンディング装置120のコレット121でピックアップし、図4(a)に示すように、パッケージ基板30上に圧着(マウント)する。この際、半導体チップ20の裏面とパッケージ基板30とは、接着層101を介して接着される。なお、この接着層101は、ダイアタッチフィルム100bを個片化して形成される。ただし、接着層101は、例えば本発明の感光性接着剤組成物の未硬化物または半硬化物(完全硬化に至っていない感光性接着剤組成物)で形成されてもよい。この場合、パッケージ基板30も半導体素子20に接合される非接合部材に相当する。すなわち、本発明の感光性接着剤組成物は、半導体素子20と半導体素子(被接合部材)20との接合だけでなく、半導体素子20とパッケージ基板(被接合部材)30との接合にも用いることができる。なお、被接合部材はこれらに限定されない。
続いて、先にマウントした個片21上に、個片22を圧着する。これにより、図4(b)に示すように、接着層601を介して2枚の半導体チップ20を積層することができる。その後、この工程を繰り返すことにより、図4(c)に示すように、多数の半導体チップ20を積層してなるチップ積層体200が得られる。このとき、半導体チップ20の位置を相互にずらしながら積層することで、半導体チップ20においてボンディングワイヤー70を接続する領域を確保することができる。すなわち、半導体チップ20の位置を相互にずらしながら積層することで、半導体チップ20の電極部を露出させることができる。
また、半導体チップ20をマウントする際には、接着層601を加熱しながら行うようにする。これにより、接着層601が十分な接着力を発現し、半導体チップ20同士を強固に接着することができる。この場合の加熱温度は、30~150℃程度であるのが好ましい。また、マウント時の圧着荷重は0.1~100N程度、圧着時間は0.1~10秒程度であるのが好ましい。
その後、各半導体チップ20の電極部とパッケージ基板30の配線34の露出部とを、図4(d)に示すように、ボンディングワイヤー70により接続する。
そして、チップ積層体200およびパッケージ基板30を覆うようにモールド部を成形することによって、図1に示す半導体装置10が得られる。
モールド部の成形は、例えばトランスファー成形機を用い、封止材料を成形型内に注入することにより行うことができる。その場合、成形型の温度を130~250℃程度、注入圧力を3~10MPa程度、注入後の保持時間を10秒~10分程度とすることが好ましい。
離型後、必要に応じて成形体を加熱することにより、モールド部および接着層601を最終硬化(完全硬化)させることができる。その場合の加熱温度は130~250℃程度であるのが好ましく、加熱時間は10分~10時間程度であるのが好ましい。
なお、本発明の半導体装置の製造方法は、上記[3]現像工程と[4]処理工程との間に加熱工程を有していてもよい。この加熱工程では、現像処理が施された塗膜601aを、加熱する。これにより、塗膜601aを構成する感光性接着剤組成物において所定の硬化反応(熱硬化反応)が生じる。その結果、感光性接着剤組成物が若干硬化(半硬化)して、塗膜601aの接着性が増大する。
塗膜601aの加熱温度は、特に限定されないが、80~170℃であるのが好ましく、120~160℃であるのがより好ましい。また、加熱時間は、加熱温度に応じて適宜設定されるが、35~120分であるのが好ましく、40~100分であるのがより好ましい。これにより、塗膜601aの弾性率等の機械的特性が最適化されるとともに、塗膜601aにエッチング処理やアッシング処理に対する十分な耐性が付与される。
また、塗膜601aは、本発明の感光性接着剤組成物で形成されており、このような塗膜601aから形成された接着層601は、有機溶剤に対して比較的高い溶解性を示す。このため、例えばウエハー201に塗膜601aを成膜した後、この塗膜601aを除去する必要が生じた場合でも、残渣(残留物)の発生を抑制しつつ、塗膜601aを効率よく溶解させ、除去することができる。このため、ウエハー201を無駄にすることなく、改めて接着プロセスに供する(リワークする)ことができる。その結果、半導体装置10の工程歩留まりの改善を図ることができる。
なお、半導体装置の製造方法は、加熱工程に加えて、または加熱工程に代えて、塗膜の全面に光を照射する工程(光照射工程)を有していてもよい。
<感光性接着剤組成物>
次いで、感光性接着剤組成物について説明する。

≪物性≫
半導体装置10において、半導体チップ20同士を接着する接着層601は、本発明の感光性接着剤組成物の硬化物で構成されている。このような接着層601は、1層構造であるにもかかわらず、十分な接着性と応力緩和性とを備えている。このため、チップ積層体200の全体の厚さが著しく厚くなるのを防止しつつ、熱膨張差等によって生じる層間での応力集中の緩和が図られた信頼性の高いチップ積層体200が得られる。その結果、低背でかつ信頼性の高い半導体装置10が得られる。このような半導体装置10は、例えばモバイル機器のように内容積が極めて小さく、かつ、持ち運びながら使用される電子機器において特に有用である。すなわち、このような半導体装置10は、電子機器の小型化、薄型化、軽量化に寄与するとともに、電子機器を落としたり振り回したりした場合でも、半導体装置10の機能が損なわれ難いという点で有用である。

硬化後の感光性接着剤組成物、すなわち接着層601の25℃での弾性率は、2.0~3.5GPaとされる。また、硬化前の感光性接着剤組成物の25℃での弾性率は、硬化後の感光性接着剤組成物の25℃での弾性率の70~120%とされる。また、エッチング処理およびアッシング処理に供された硬化前の感光性接着剤組成物の半導体チップ20に対する25℃での接着力は、20.0~200.0Nとされる。換言すると、感光性接着剤組成物を用いて、平面視でのサイズが4mm×4mmの半導体チップ20上に膜を形成し、膜を硬化(完全硬化)させることなく、未硬化または半硬化状態の膜(硬化前の感光性接着剤組成物)を備える半導体チップ20にエッチング処理およびアッシング処理を施したとき、膜の半導体チップ20に対する25℃での接着力が、20.0~200.0Nである。この粘着力を半導体チップ20の平面視でのサイズの単位面積あたりに換算すると、1.25~12.5MPa(N/mm2)となる。
このような硬化前の感光性接着剤組成物の25℃での弾性率が硬化後の感光性接着剤組成物の25℃での弾性率に対して所定の範囲内であることにより、例えば硬化前の感光性接着剤組成物が著しく変形したり、ウエハー201から流れ出したりするおそれが小さくなる。このため、半導体チップ20を積層する時の位置合わせの精度を高めることができる。さらに、硬化前後での弾性率の変化量が比較的小さいことから、感光に伴う収縮量も小さくすることができる。その結果、硬化収縮に伴って接着層601と半導体チップ20との界面に発生する応力を低減することができる。かかる観点からも、チップ積層体200の信頼性向上に寄与する。
その一方、エッチング処理およびアッシング処理に供された硬化前の感光性接着剤組成物は、半導体チップ20に対して、ダイボンディングにおいて必要とされる十分な密着力を有する。このため、接着層601は、半導体チップ20同士を確実に固定し、チップ積層体200の信頼性向上に寄与している。
以上のことから、本発明の感光性接着剤組成物によれば、十分な接着性と応力緩和性とを両立した接着層601を得ることができる。換言すれば、接着層601は、それ1層でもってバッファーコート膜の素子保護機能(バッファーコート機能)とダイボンディングフィルムの接着機能(ダイボンディング機能)とを兼ね備えている。このため、チップ積層体200の信頼性を低下させることなくチップ積層体200を形成可能にするとともに、2層を用いていた従来に比べてチップ積層体200を薄くすることができる。また、チップ積層体200の薄型化に伴い、モールド部50の体積を減らしたり、ボンディングワイヤー70の短縮化を図ったりすることができるため、それによる軽量化、低コスト化にも寄与する。
また、硬化前の感光性接着剤組成物25℃での弾性率は、前述したように2.0~3.5GPaとされるが、好ましくは2.2~3.2GPaとされ、より好ましくは2.4~3.0GPaとされる。なお、硬化後の感光性接着剤組成物の弾性率が前記下限値を下回ると、接着層601の接着力が低下して、半導体チップ20との界面が剥離するおそれがある。また、モールド部50中にフィラーが含まれている場合にはそのフィラーが接着層601を貫通して半導体チップ20に悪影響を及ぼすおそれがある。一方、硬化後の感光性接着剤組成物の弾性率が前記上限値を上回ると、接着層601の柔軟性が低下するため、応力緩和性が低下する。このため、例えば半導体チップ20の積層に伴って生じた残留応力や半導体チップ20と接着層601との熱膨張差に伴う熱応力の局所集中を緩和することができず、半導体チップ20にクラックを生じさせたり、半導体チップ20と接着層601との間に剥離が生じたりする。
なお、硬化後の感光性接着剤組成物の弾性率は、例えば、超微小硬度計ENT-1000(エリオニクス製)を用いて、測定温度25℃、荷重2mN、保持時間1秒とし、バーコヴィッチ圧子(三角錐、対稜角115°)を用いて、ISO14577に準拠して測定することにより求めることができる。
また、硬化前の感光性接着剤組成物の25℃での弾性率は、前述したように硬化後の感光性接着剤組成物の25℃での弾性率の70~120%とされるが、好ましくは75~115%とされ、より好ましくは80~110%とされる。なお、硬化前の感光性接着剤組成物の弾性率が前記下限値を下回る場合、感光性接着剤組成物の粘着性が大きくなるが、感光性接着剤組成物の被膜が変形し易くなる。その結果、例えばこの被膜を介して半導体チップ20を仮配置した際に、その位置がずれ易くなったり、あるいは感光性接着剤組成物がウエハー201から流れ出したりすることがある。一方、硬化前の感光性接着剤組成物の弾性率が前記上限値を上回る場合、粘着性が低下し、半導体チップ20を仮配置し難くなるおそれがある。
なお、硬化前の感光性接着剤組成物の弾性率も、硬化後の感光性接着剤組成物の弾性率と同様に測定することができる。

さらに、エッチング処理およびアッシング処理に供された硬化前の感光性接着剤組成物の半導体チップ20に対する25℃での接着力は、前述したように20~200N(1.25~12.5MPa)とされるが、好ましくは30~180N(1.875~11.25MPa)とされ、より好ましくは40~160N(2.5~10MPa)とされる。なお、接着力が前記下限値を下回る場合、半導体装置10の製造時の条件等によっては、半導体チップ20同士の接着が解除される等して半導体装置10の信頼性が低下するおそれがある。一方、接着力が前記上限値を上回る場合、構造上の問題は生じないが、それ以上の効果の増大が期待できない。
また、エッチング処理およびアッシング処理に供された硬化前の感光性接着剤組成物の半導体チップ20に対する接着力は、次のようにして測定することができる。まず、エッチング処理およびアッシング処理に供された硬化前の感光性接着剤組成物を介して半導体チップ20同士を接着し、半導体チップ接着体を得る。その後、万能型ボンドテスターDage4000(デイジ・ジャパン株式会社製)を用い、その半導体チップ接着体のダイシェア強度を半導体チップ20に対する接着力として求める。ダイシェア強度は、半導体チップ接着体の横(側面)からシェアツールで一方の半導体チップ20を水平方向(半導体チップの面内方向)に押し、チップ間の接合面が破断されたときの強度として求められる。
なお、上記エッチング処理とは、例えば、半導体チップの表面のパッシベーション膜を除去し、ボンディングワイヤーを接続するための電極パッドを露出させる処理である。具体的には、ガスとしてフッ素化合物ガス(CF4)とアルゴンガス(Ar)と酸素ガス(O2)の混合ガスを用い、出力は2500W、時間は6分、CF4流量/Ar流量/O2流量は200sccm/200sccm/50sccmとする条件で行うエッチング処理が挙げられる。
また、上記アッシング処理とは、例えば、エッチング処理によって発生した処理残渣等を除去し、接着層表面や電極パッド表面を清浄化する処理である。具体的には、酸素ガス(O2)とArの混合ガスを用い、出力は600W、時間は12分、O2流量/Ar流量は50sccm/150sccmとする条件で行うプラズマ処理が挙げられる。
このようなエッチング処理およびアッシング処理は、有機材料の劣化を促進させることがある。このため、エッチング処理耐性およびアッシング処理耐性が低い塗膜(接着層)である場合、半導体チップ20同士を十分に接着することができないおそれがある。
これに対し、本発明の感光性接着剤組成物を用いて形成された塗膜601a(接着層601)は、十分なエッチング処理耐性およびアッシング処理耐性を有している。このため、このようなエッチング処理とアッシング処理とを経た後であっても、塗膜601aの接着力の低下が抑えられ、その結果、前述したような接着力を発現する。したがって、本発明の感光性接着剤組成物は、半導体製造工程での各種処理において接着性の低下を考慮しなくても済むため、半導体装置10の製造工程の簡略化、低コスト化を容易に図ることができるという点で有用である。
また、感光性接着剤組成物の弾性率の処理工程の前後での変化率は、一定の範囲内であることが好ましい。そのため、この変化率が一定の範囲内になるように、処理工程に対する耐性(エッチング耐性およびアッシング耐性)に影響を及ぼすと考えられる加熱工程における加熱条件を適宜設定することが好ましい。
具体的には、感光性接着剤組成物の加熱工程後でかつ処理工程前における25℃での弾性率をX[GPa]とし、処理工程後における25℃での弾性率をY[GPa]としたとき、XとYとが、0.7≦X/Y≦1.5なる関係を満足するのが好ましく、0.8≦X/Y≦1.3なる関係を満足するのがより好ましい。処理工程前後での弾性率の変化率が前記関係を満足することで、感光性接着剤組成物で構成された塗膜601aは、パターニングされた形状を保持するのに十分な機械的特性を有するとともに、半導体チップ20同士を接着するのに十分な接着性を有する。すなわち、エッチング処理およびアッシング処理が行われる処理工程では、塗膜601aの劣化が促進されるが、処理工程の前後における弾性率の変化率が前記関係を満足する場合には、その塗膜601aは、パターニングされた形状を十分に保持しつつ、マウント工程においては接着層601として十分に機能する。このため、処理工程の前後における弾性率の変化率が前記関係を満足するとき、そのような感光性接着剤組成物で構成された塗膜601aは、エッチングマスクとしての機能と接着層601としての機能とを両立し得る。
なお、上記処理工程では、前述した処理条件を満足するエッチング処理とアッシング処理とが行われる。
また、硬化前の感光性接着剤組成物の100~200℃での最小溶融粘度は、20~500Pa・sとされる。このような感光性接着剤組成物は、半導体チップ20に対する濡れ性に優れているため、接着層601にボイド等が発生し難くなる。したがって、物性のバラツキが少ない均質な接着層601を形成することができる。その結果、接着層601を介して半導体チップ20同士を接着した際、応力の局所集中を招き難く、半導体チップ20におけるクラックの発生や、半導体チップ20と接着層601との間の剥離の発生等を抑制することができる。なお、硬化前の感光性接着剤組成物の最小溶融粘度は、レオメーターにより測定することができる。
なお、硬化前の感光性接着剤組成物の最小溶融粘度は、好ましくは25~400Pa・sとされ、より好ましくは30~300Pa・sとされる。
また、硬化前の感光性接着剤組成物は、一定の粘着性を有している一方、それに対してUV照射処理を施すことにより、その粘着性を低減させることができる。したがって、UV照射処理の有無によって、硬化前の感光性接着剤組成物の粘着性(粘着力)を制御することができる。
具体的に、硬化前の感光性接着剤組成物のバックグラインドフィルム90に対する粘着力について説明する。まず、本発明の感光性接着剤組成物を用いて、ウエハー201上に塗膜601aを形成する。次に、塗膜601aを硬化(完全硬化)させることなく、未硬化または半硬化状態の塗膜601a(硬化前の感光性接着剤組成物)を備えるウエハー201に前述したエッチング処理およびアッシング処理を施す。その後、塗膜601a上にUV剥離タイプのバックグラインドフィルム90を貼着し、バックグラインドフィルム90の塗膜601aに対する25℃での粘着力を測定する。かかる粘着力は、好ましくは3.0N/25mm以上である。このような本発明の感光性接着剤組成物は、エッチング処理やアッシング処理といった有機材料の劣化を促進させるような処理に供された後でも、バックグラインドフィルム90に対して十分な粘着力を発現し得る。このため、例えば本発明の感光性接着剤組成物の塗膜601aが形成されたウエハー201にバックグラインド処理を施すとき、ウエハー201を確実に固定することができ、バックグラインド処理の精度をより高めることができる。
なお、上記粘着力は、より好ましくは3.5N/25mm以上10.0N/25mm以下とされる。
また、前記粘着力は、次のようにして測定することができる。まず、エッチング処理およびアッシング処理後の塗膜601aに対して粘着面が接するようにUV剥離タイプのバックグラインドフィルム90(幅25mm、長さ75mm)を貼り合わせる。次に、測定温度を25℃とし、引き剥がし速度を10.0±0.2mm/sと設定して、剥離角が180°になるようにバックグラインドフィルム90の長手方向の一端を引っ張って、本発明の感光性接着剤組成物の塗膜601aからバックグラインドフィルム90を引き剥がす。このときの引き剥がしに要した荷重の平均値(180°引き剥がし粘着力、単位:N/25mm、JIS Z 0237準拠)を測定することにより前記粘着力を求めることができる。
一方、エッチング処理およびアッシング処理に供されるとともに、UV照射処理に供された後の硬化前の感光性接着剤組成物のバックグラインドフィルム90に対する50℃での粘着力(UV照射処理後のバックグラインドフィルム90に対する粘着力)は、好ましくは0.5N/25mm以下である。これにより、UV照射処理後のバックグラインドフィルム90に対する粘着力を十分に小さくすることができる。そのため、例えば、バックグラインド処理後、本発明の感光性接着剤組成物の塗膜601aからバックグラインドフィルム90を剥がす際、塗膜601aに大きな負荷を及ぼすことなくバックグラインドフィルム90を円滑に剥がすことができる。加えて、塗膜601aと半導体チップ20との密着性を損なうことなく、バックグラインドフィルム90を剥がすことができる。その結果、例えばダイシング処理後、個片化されたチップ(個片21、22)をピックアップする際に、半導体チップ20の欠け等の不具合が発生するのを防止することができる。
また、UV照射処理後のバックグラインドフィルム90に対する粘着力を小さくすることにより、例えばダイシング工程において本発明の感光性接着剤組成物がダイシングブレード110に付着したり、マウント工程において本発明の感光性接着剤組成物がコレット121に付着したりするのを抑制することができる。その結果、ダイシング不良やピックアップ不良が発生するのを抑えることができる。
なお、UV照射処理後のバックグラインドフィルム90に対する粘着力は、より好ましくは0.05N/25mm以上0.40N/25mm以下とされる。
なお、UV照射処理後のバックグラインドフィルム90に対する粘着力は、より好ましくは0.05N/25mm以上0.40N/25mm以下とされる。
また、UV照射処理では、波長が365nmの光を、積算光量が600mJ/cm2となるようにバックグラインドフィルム90を介して塗膜601aに照射する。
また、上記UV剥離タイプのバックグラインドフィルム90は、アクリル系樹脂製である。
なお、UV照射処理後のバックグラインドフィルム90に対する粘着力の測定は、エッチング処理およびアッシング処理に供された後の硬化前の感光性接着剤組成物のバックグラインドフィルム90に対する25℃での粘着力の前述した測定方法と同様の方法で行うことができる。
≪組成≫
感光性接着剤組成物は、光照射によってアルカリ水溶液および/もしくは有機溶剤に対する溶解性を変化させ、かつ接着性を発現し得る組成物であれば、特に限定されない。本実施形態の感光性接着剤組成物は、(A)アルカリ可溶性樹脂と、(B)光酸発生剤と、(C)エポキシ化合物と、(D)フェノール化合物とを含む。以下、本実施形態に係る感光性接着剤組成物を構成する各材料について詳細に説明する。
感光性接着剤組成物は、光照射によってアルカリ水溶液および/もしくは有機溶剤に対する溶解性を変化させ、かつ接着性を発現し得る組成物であれば、特に限定されない。本実施形態の感光性接着剤組成物は、(A)アルカリ可溶性樹脂と、(B)光酸発生剤と、(C)エポキシ化合物と、(D)フェノール化合物とを含む。以下、本実施形態に係る感光性接着剤組成物を構成する各材料について詳細に説明する。
<(A)アルカリ可溶性樹脂>
(A)アルカリ可溶性樹脂は、接着層601の基材となる材料である。また、感光性接着剤組成物は、(A)アルカリ可溶性樹脂を含むことにより、接着層601の半導体チップ20に対する接着力(密着力)を高めることができる。そのため、接着層601によりは半導体チップ20同士をより強固に接着することができる。さらに、感光性接着剤組成物が(A)アルカリ可溶性樹脂を含むことにより、塗膜601aにアルカリ現像液に対する可溶性を付与することができる。このため、環境負荷が小さいアルカリ現像液を用いることができ、現像工程における環境負荷の低減を図ることができる。
(A)アルカリ可溶性樹脂は、接着層601の基材となる材料である。また、感光性接着剤組成物は、(A)アルカリ可溶性樹脂を含むことにより、接着層601の半導体チップ20に対する接着力(密着力)を高めることができる。そのため、接着層601によりは半導体チップ20同士をより強固に接着することができる。さらに、感光性接着剤組成物が(A)アルカリ可溶性樹脂を含むことにより、塗膜601aにアルカリ現像液に対する可溶性を付与することができる。このため、環境負荷が小さいアルカリ現像液を用いることができ、現像工程における環境負荷の低減を図ることができる。
(A)アルカリ可溶性樹脂としては、具体的には、例えば、フェノール系樹脂、アクリル系樹脂、環状オレフィン系樹脂、ポリアミド系樹脂、ポリイミド系樹脂、ポリビニルフェノール系樹脂等が挙げられ、これらのうち1種または2種以上を組み合わせて用いることができる。これらの中でも(A)アルカリ可溶性樹脂としては、環状オレフィン系樹脂であることが特に好ましい。環状オレフィン系樹脂としては、例えば、ノルボルネン系樹脂、ベンゾシクロブテン系樹脂等が挙げられ、これらの中でも環状オレフィン系樹脂としては、ノルボルネン系樹脂が好ましい。環状オレフィン系樹脂は、接着性および耐候性を有するため、感光性接着剤組成物の一成分として有用である。また、ノルボルネン系樹脂は接着性に優れているため、接着層601は、ノルボルネン系樹脂を含むことにより、半導体チップ20同士の接着強度を向上させることができる。
また、ノルボルネン系樹脂は、高い疎水性を有するため、ノルボルネン系樹脂を含む感光性接着剤組成物を用いることで吸水による寸法変化等を生じ難い接着層601を形成することができる。
以下では、(A)アルカリ可溶性樹脂が、環状オレフィン系樹脂である場合を代表に説明する。環状オレフィン系樹脂は、酸性基を有する繰り返し単位(第1の繰り返し単位)を少なくとも1つ有することが好ましい。この第1の繰り返し単位は、主骨格としての環状オレフィン(環状オレフィンモノマー)に由来する構造と、この構造に結合し、酸性基を有する置換基とを備える。
以下では、(A)アルカリ可溶性樹脂が、環状オレフィン系樹脂である場合を代表に説明する。環状オレフィン系樹脂は、酸性基を有する繰り返し単位(第1の繰り返し単位)を少なくとも1つ有することが好ましい。この第1の繰り返し単位は、主骨格としての環状オレフィン(環状オレフィンモノマー)に由来する構造と、この構造に結合し、酸性基を有する置換基とを備える。
環状オレフィンに由来する構造としては、シクロヘキセン、シクロオクテン等の単環体、ノルボルネン、ノルボルナジエン、ジシクロペンタジエン、ジヒドロジシクロペンタジエン、テトラシクロドデセン、トリシクロペンタジエン、ジヒドロトリシクロペンタジエン、テトラシクロペンタジエン、ジヒドロテトラシクロペンタジエン等の多環体などに由来する構造が挙げられる。これらの中でも環状オレフィンに由来する構造としては、感光性接着剤組成物の耐熱性や、硬化後の感光性接着剤組成物の柔軟性等の観点からノルボルネンに由来する構造であるのが特に好ましい。
酸性基を有する置換基としては、カルボキシル基、フェノール性水酸基、-C(OH)-(CF3)2、-N(H)-S(O)2-CF3等を有する置換基が挙げられ、これらの中でも、カルボキシル基、-C(OH)-(CF3)2のいずれかを有する置換基であるのが特に好ましい。環状オレフィン系樹脂が、このような酸性基を有する置換基を含むことにより、感光性接着剤組成物のアルカリ現像液に対する可溶性を高めることができる。このため、半導体装置の製造において、アルカリ現像液による現像が可能となる。また、現像後の感光性接着剤組成物の溶け残りを低減することができ、現像時のパターンニング性をより高めることができる。
このようなことから、第1の繰り返し単位は、特に、下記式(2)および下記式(3)のうちの少なくとも1種であるのが好ましい。環状オレフィン系樹脂がこのような繰り返し単位を含むことにより、接着層601の半導体チップ20に対する接着性を向上させることができるとともに、アルカリ現像液により現像可能な感光性接着剤組成物を得ることができる。
式(2)および式(3)において、x、yは、それぞれ、0以上10以下の整数であるのが好ましく、特に、1以上5以下の整数であることが好ましい。これにより、半導体チップ20同士の接合強度により優れた接着層601を得ることができる。
また、環状オレフィン系樹脂は、少なくとも1種の酸性基を有する繰り返し単位(第1の繰り返し単位)を有することが好ましいが、異なる2種以上の酸性基を有する繰り返し単位を有することがより好ましい。これにより、アルカリ現像液による現像をすることが可能な感光性接着剤組成物を得ることができるとともに、半導体チップ20をより確実に固定することが可能な接着層601を得ることができる。
環状オレフィン系樹脂中における第1の繰り返し単位の含有率は、感光性接着剤組成物のアルカリ現像液に対する溶解性を考慮して最適値を決定することが出来るが、例えば、10~80mol%であるのが好ましく、20~70mol%であるのがより好ましい。第1の繰り返し単位の含有率が前記下限値未満であると、感光性接着剤組成物のアルカリ現像液に対する可溶性を十分に発現させることが困難になる場合がある。また、第1の繰り返し単位の含有率が前記上限値を超えると、第1の繰り返し単位の種類によっては、環状オレフィン系樹脂以外の他の材料の特性を十分に発現できないおそれがある。
環状オレフィン系樹脂中における酸性基は、ポリマー1gあたり0.001~0.01モルであるのが好ましい。0.0015~0.006モルであるのがより好ましい。これにより、感光性接着剤組成物のアルカリ現像液に対する前述した可溶性を発現させる効果を顕著に発揮することができる。
環状オレフィン系樹脂は、さらに、前記第1の繰り返し単位とは異なる第2の繰り返し単位を有することが好ましい。
第2の繰り返し単位は、主骨格としての環状オレフィンに由来する構造と、この構造に結合し、前記第1の繰り返し単位が有する置換基とは異なる置換基とを備える。
第2の繰り返し単位の主骨格としては、前述した第1の繰り返し単位で挙げた構造を用いることができる。これらの中でも第2の繰り返し単位の主骨格としては、感光性接着剤組成物の耐熱性や、硬化後の感光性接着剤組成物の柔軟性等の観点からノルボルネンに由来する構造であるのが特に好ましい。
また、第1および第2の繰り返し単位の主骨格は、それぞれ互いに異なっていてもよいが、同じであるのが好ましい。特に、第1および第2の繰り返し単位の主骨格は、ともにノルボルネンに由来する構造であることが好ましい。これにより、半導体チップ20同士の接合界面に発生する応力集中をより緩和することができるとともに、半導体チップ20同士の接合強度に特に優れた接着層601を得ることができる。
第2の繰り返し単位が有する置換基は、炭素数が2~30であるのが好ましく、炭素数が4~15であるのがさらに好ましい。炭素数が前記範囲内であると、硬化後の感光性接着剤組成物の弾性率を適度な値とすることができる。その結果、適度な柔軟性を有し、応力集中に伴うクラックや剥離、外部からの衝撃による破損等が生じるのを抑制することができる接着層601を得ることができる。
また、第2の繰り返し単位が有する置換基は、環状構造、分岐状構造等であってもよいが、直鎖状構造であるのが好ましい。これにより、硬化後の感光性接着剤組成物の弾性率を適度な値とすることができる。
炭素数が2~30の直鎖状の置換基としては、アルキル基、アルケニル基、アルキニル基、アリール基、アラルキル基、アルキルエーテル構造を有する基などが挙げられる。これらの中でも炭素数が2~30の直鎖状の置換基としては、アルキルエーテル構造を有する基であるのが特に好ましい。これにより、感光性接着剤組成物は、アルカリ水溶液への溶解性に優れるとともに、硬化後の感光性接着剤組成物は、優れた柔軟性を有することができる。
アルキルエーテル構造を有する基としては、特に、下記式(1)で表される基であるのが好ましい。これにより、アルカリ水溶液への溶解性に特に優れる感光性接着剤組成物を得ることができるとともに、適度な柔軟性を有する接着層601を得ることができる。
式(1)において、zは、1以上10以下の整数であるのが好ましく、2以上6以下の整数であることがより好ましい。これにより、アルカリ水溶液への溶解性に特に優れる感光性接着剤組成物を得ることができるとともに、適度な柔軟性を有する接着層601をより確実に得ることができる。
このようなことから、第2の繰り返し単位は、特に、下記式(4)であるのが好ましい。環状オレフィン系樹脂が、前述した第1の繰り返し単位に加え、下記式(4)に示す第2の繰り返し単位を有することにより、第1の繰り返し単位によるアルカリ水溶液に対する感光性接着剤組成物の溶解性を十分に発現させることができるという機能と、硬化後の感光性接着剤組成物の弾性率を適度な値とする機能とを両立させることができる。このため、接着層601は、外部からの衝撃によって破損等が生じることが抑制される。
特に、式(4)において、zは、1以上10以下の整数であるのが好ましく、2以上5以下の整数であることがより好ましい。これにより、硬化後の感光性接着剤組成物の弾性率を適度な値とすることができる。そのため、適度な柔軟性を有し、応力集中に伴うクラックや剥離、外部からの衝撃による破損等が生じ難い接着層601を形成することができる。
また、環状オレフィン系樹脂が第2の繰り返し単位を含む場合、環状オレフィン系樹脂中における第2の繰り返し単位の含有率は、例えば、20~60mol%であるのが好ましく、25~50mol%であるのがより好ましい。第2の繰り返し単位の含有率が前記下限値未満であると、第2の繰り返し単位の種類によっては、硬化後の感光性接着剤組成物の弾性率を所望の値に調整することが困難な場合がある。また、第2の繰り返し単位の含有率が前記上限値を超えると、第2の繰り返し単位の種類によっては、環状オレフィン系樹脂以外の他の材料に由来する特性を十分に発現できない場合がある。
以上のようなことから、以下の式(5)で表される環状オレフィン系樹脂が好適に用いられる。
式(5)においてl、m、nは、1以上100以下の整数である。なお、前述したように、xは、0以上10以下の整数であるのが好ましく、yは、0以上10以下の整数であるのが好ましく、zは、1以上10以下の整数であるのが好ましい。
式(5)において、酸性基を有する繰り返し単位(第1の繰り返し単位)の重合度に対する、アルキルエーテル構造を含む基を有する繰り返し単位(第2の繰り返し単位)の重合度(すなわち、n/(l+m))としては、0.3~2.0であるのが好ましく、0.4~1.5であるのがより好ましい。これにより、半導体チップ20同士の接合界面に発生する応力集中を緩和するとともに、半導体チップ20同士を適度な接着強度で接着可能な接着層601を得ることができる。
また、環状オレフィン系樹脂の重量平均分子量は5,000~500,000であるのが好ましく、7,000~200,000であるのがより好ましく、8,000~100,000であるのがさらに好ましい。これにより、十分な接着性を備えた接着層601を得ることができる。
ここで、重量平均分子量は、ASTMDS3536-91に準拠して、標準とする環状オレフィン系樹脂(ポリノルボルネン)を用いて、ゲルパーミエーションクロマトグラフィー(GPC)を用いて測定することができる()。
また、このような環状オレフィン系樹脂は、環状オレフィンモノマー(以下、単に「モノマー」ということもある)を重合することで得られる。
例えば、ノルボルネン系樹脂の重合方法としては、公知の重合法により製造することが可能であり、付加重合法と開環重合法とがある。このうち付加重合法により得られた付加重合体としては、(1)ノルボルネン型モノマーを付加(共)重合させて得られるノルボルネン型モノマーの付加(共)重合体、(2)ノルボルネン型モノマーとエチレンやα-オレフィン類との付加共重合体、(3)ノルボルネン型モノマーと非共役ジエン、および必要に応じて他のモノマーとの付加共重合体が挙げられる。付加(共)重合体は、透明性、耐熱性および可撓性に富むことからも好ましい。
また、開環重合法により得られた開環重合体としては、(4)ノルボルネン型モノマーの開環(共)重合体、および必要に応じて該(共)重合体を水素添加した樹脂、(5)ノルボルネン型モノマーとエチレンやα-オレフィン類との開環共重合体、および必要に応じて該(共)重合体を水素添加した樹脂、(6)ノルボルネン型モノマーと非共役ジエン、又は他のモノマーとの開環共重合体、および必要に応じて該(共)重合体を水素添加した樹脂が挙げられる。
上記のうちノルボルネン系樹脂としては、(1)ノルボルネン型モノマーを付加(共)重合させて得られる付加(共)重合体、(4)ノルボルネン型モノマーの開環(共)重合体、および必要に応じて該(共)重合体を水素添加した樹脂であるのが好ましい。
このような重合方法により環状オレフィン系樹脂を得るためのモノマー(環状オレフィンモノマー)としては、例えば、シクロヘキセン、シクロオクテン等の単環体、ノルボルネン、ノルボルナジエン、ジシクロペンタジエン、ジヒドロジシクロペンタジエン、テトラシクロドデセン、トリシクロペンタジエン、ジヒドロトリシクロペンタジエン、テトラシクロペンタジエン、ジヒドロテトラシクロペンタジエン等の多環体に置換基が結合したモノマーが挙げられる。これらの中でも環状オレフィンモノマーとしては、下記式(6)で表されるノルボルネン型モノマーが特に好ましい。
なお、R1~R4の炭素数は、特に限定されないが、1~20であるのが好ましく、1~12であるのがより好ましい。
式(6)におけるアルキル基の具体例としては、メチル、エチル、プロピル、イソプロピル、ブチル、ペンチル、ヘキシル、ヘプチル、オクチル、ノニル、デシル、ドデシル、シクロペンチル、シクロヘキシル、シクロオクチル基等が挙げられる。アルケニル基の具体例としては、ビニル、アリル、ブチニル、シクロヘキセニル基等が挙げられる。アルキニル基の具体例としては、エチニル、1-プロピニル、2-プロピニル、1-ブチニル、2-ブチニル基等が挙げられる。アリール基の具体例としては、フェニル、ナフチル、アントラセニル基等が挙げられる。アラルキル基の具体例としてはベンジル、フェネチル基等が挙げられる。酸性基を含有する基としては、カルボキシル基、フェノール性水酸基、-C(OH)-(CF3)2、-N(H)-S(O)2-CF3が挙げられる。
また、エステル基を含有する置換基、ケトン基を含有する置換基については、これらの基を有している置換基であれば特に構造は限定されない。エーテル基を含有する置換基には、エポキシ基、オキセタン基などの環状エーテルを含む官能基も含まれる。
また、アルキルエーテル構造を有する基としては、アルキルエーテル構造を有している置換基であれば特に構造は限定されないが、下記式(1)で示す基を有するものが好ましい。
式(1)において、zは、1以上10以下の整数であるのが好ましく、2以上6以下の整数であることがより好ましい。これにより、アルカリ水溶液への溶解性に特に優れる感光性接着剤組成物を得ることができるとともに、適度な柔軟性を有する接着層601をより確実に得ることができる。
また、環状オレフィン系樹脂の付加重合体は、金属触媒による配位重合、又はラジカル重合によって得られる。このうち、配位重合においては、モノマーを、遷移金属触媒存在下、溶液中で重合することによってポリマーが得られる(NiCOLE R. GROVE et al. Journal of Polymer Science:part B,Polymer Physics, Vol.37, 3003-3010(1999))。
配位重合に用いる金属触媒として代表的なニッケルと白金触媒は、PCT WO 97/33198とPCT WO 00/20472に述べられている。配位重合用金属触媒の例としては、(トルエン)ビス(パーフルオロフェニル)ニッケル、(メシレン)ビス(パーフルオロフェニル)ニッケル、(ベンゼン)ビス(パーフルオロフェニル)ニッケル、ビス(テトラヒドロ)ビス(パーフルオロフェニル)ニッケル、ビス(エチルアセテート)ビス(パーフルオロフェニル)ニッケル、ビス(ジオキサン)ビス(パーフルオロフェニル)ニッケルなどの公知の金属触媒が挙げられる。
ラジカル重合技術については、Encyclopedia of Polymer Science, John Wiley & Sons, 13, 708(1988)に述べられている。
一般的にはラジカル重合では、ラジカル開始剤の存在下、温度を50℃~150℃に設定した溶液中でモノマーを反応させる。ラジカル開始剤としてはアゾビスイソブチロニトリル(AIBN)、過酸化ベンゾイル、過酸化ラウリル、アゾビスイソカプトロニトリル、アゾビスイソレロニトリル、t-ブチル過酸化水素などが挙げられる。
環状オレフィン系樹脂の開環重合体は、公知の開環重合法により得られる。まず、チタンやタングステン化合物を触媒として、少なくとも一種以上のノルボルネン型モノマーを開環(共)重合して開環(共)重合体を製造する。次に、必要に応じて通常の水素添加方法により前記開環(共)重合体中の炭素-炭素二重結合を水素添加して熱可塑性飽和ノルボルネン系樹脂を製造する。これにより環状オレフィン系樹脂の開環重合体が得られる。
また、環状オレフィン系樹脂は、酸性基を有するモノマーを直接上記方法で重合することによって得られる。しかし、重合系によっては、モノマーが有する酸性基によって触媒等が失活して重合が適当に進行しなくなることがある。この場合は、当該酸性基に保護基を導入して重合し、ポリマー生成後に脱保護することで酸性基を有する環状オレフィン系樹脂を得ることができる。また、酸性基を有しないモノマーに対して、酸性基に化学反応しうる官能基を導入しておき、ポリマー合成後に高分子反応で当該官能基を酸性基に変換する手法を採ってもよい。
上述のように、環状オレフィン系樹脂は、環状オレフィンモノマー中の酸性基の電離しうる水素原子を他の構造で置換した環状オレフィンモノマーを使用し、この環状オレフィンモノマーを重合した後、脱保護して元の水素原子を導入することにより得ることができる。このとき水素原子と置換が可能な官能基としては、具体的には、3級ブチル基、3級ブトキシカルボニル基、テトラヒドロピラン-2-イル基、トリメチルシリル基などのトリアルキルシリル基、メトキシメチル基などを挙げることができる。脱保護、すなわちそれら保護基のモノマーからの脱離による酸性基の復元は、該官能基を酸性官能基の保護基として使用する場合の定法によって行うことができる。
酸性基を有しない環状オレフィン系樹脂から酸性基を有する繰り返し単位を含む環状オレフィン系樹脂を得る方法について述べる。酸性基を有しない環状オレフィン系樹脂を、ラジカル開始剤の存在下、酸性基含有化合物と混合して加熱することで、これらを反応(高分子反応)させる。これにより、酸性基を有しない環状オレフィン系樹脂に酸性基を導入することができ、酸性基を有する繰り返し単位を含む環状オレフィン系樹脂を得ることができる。酸性基含有化合物としては、アクリル酸、メタクリル酸、α-エチルアクリル酸、2-ヒドロキシエチル(メタ)アクリル酸、マレイン酸、フマール酸、イタコン酸、エンドシス-ビシクロ[2.2.1]ヘプト-5-エン-2,3-ジカルボン酸、メチル-エンドシス-ビシクロ[2.2.1]ヘプト-5-エン-2,3-ジカルボン酸などの不飽和カルボン酸化合物、又はこれらのエステル又はアミド、或いは無水マレイン酸、クロロ無水マレイン酸、ブテニル無水コハク酸、テトラヒドロ無水フタル酸、無水シトラコン酸などの不飽和カルボン酸無水物等が挙げられる。
環状オレフィン系樹脂を得るためのモノマーは、例えば、特開2007-78820号公報に記載されている。

上述した重合系の適当な重合溶媒としては炭化水素溶媒や芳香族溶媒が挙げられる。炭化水素溶媒の例としては、ペンタン、ヘキサン、ヘプタンやシクロヘキサンなどであるが、これに限定されない。芳香族溶媒の例としては、ベンゼン、トルエン、キシレンやメシチレンなどであるがこれに限定されない。重合溶媒としては、ジエチルエーテル、テトラヒドロフラン、エチルアセテート、エステル、ラクトン、ケトン、アミドも使用できる。これらは、重合溶媒として、単独で使用することもできるが、混合して使用することもできる。
環状オレフィン系樹脂の分子量は、開始剤とモノマーとの比を変えたり、重合時間を変えたりすることにより制御することができる。上記の配位重合用金属触媒が用いられる場合、米国特許No.6,136,499に開示されるように、連鎖移動触媒を使用することにより分子量を制御することができる。この発明においては、エチレン、プロピレン、1-ヘキサン、1-デセン、4-メチル-1-ペンテンなどα―オレフィンが分子量を制御するのに適当である。
また、環状オレフィン系樹脂のガラス転移温度は、100~250℃であることが好ましい。このようなガラス転移温度の環状オレフィン系樹脂を用いることにより、感光性接着剤組成物の耐熱性がより高くなり、高温下での半導体装置10の信頼性をより高めることができる。
なお、環状オレフィン系樹脂のガラス転移温度は、例えば示差走査熱量測定法により、常温から昇温速度5℃/分で昇温させたとき、発熱反応が生じる温度として求めることができる。
なお、環状オレフィン系樹脂以外の(A)アルカリ可溶性樹脂も、環状オレフィン系樹脂で説明したのと同様の条件を満足するように合成することにより、上記と同様の効果が得られる。

<(B)光酸発生剤>
(B)光酸発生剤は、エネルギー線照射によって、後述する(C)エポキシ化合物による、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)を架橋させる反応を促進することができるネガ型の光酸発生剤としての機能を有している。なお、(B)光酸発生剤は、活性光線の照射による露光時の光反応で酸(例えばカルボキシル基)を生成し、露光部のアルカリ現像液に対する溶解性を増加させるポジ型の光酸発生剤としての機能を有していてもよい。
(B)光酸発生剤は、エネルギー線照射によって、後述する(C)エポキシ化合物による、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)を架橋させる反応を促進することができるネガ型の光酸発生剤としての機能を有している。なお、(B)光酸発生剤は、活性光線の照射による露光時の光反応で酸(例えばカルボキシル基)を生成し、露光部のアルカリ現像液に対する溶解性を増加させるポジ型の光酸発生剤としての機能を有していてもよい。
(B)光酸発生剤としては、例えばオニウム塩、ハロゲン化有機化合物、キノンジアジド化合物、α,α-ビス(スルホニル)ジアゾメタン系化合物、α-カルボニル-α-スルホニル-ジアゾメタン系化合物、スルホン化合物、有機酸エステル化合物、有機酸アミド化合物、有機酸イミド化合物等が挙げられ、これらのうち1種または2種以上を組み合わせて用いることができる。これらの中でも(B)光酸発生剤としては、キノンジアジド化合物を用いることが特に好ましい。
キノンジアジド化合物としては、例えば、1,2-ベンゾキノンジアジドあるいは1,2-ナフトキノンジアジド構造を有する化合物等が挙られる。これらは米国特許明細書第2772975号、第2797213号、第3669658号により公知の物質である。また、(B)光酸発生剤としては、1,2-ナフトキノン-2-ジアジド-5-スルホン酸あるいは1,2-ナフトキノン-2-ジアジド-4-スルホン酸とフェノール化合物とのエステル化合物であるのがより好ましい。これらは、放射線照射による露光時の光反応で酸(例えばカルボキシル基)を生成し、露光部のアルカリ現像液に対する溶解性を増加させるポジ型の光酸発生剤として機能する。このため、特に小さい露光量でも、露光部のアルカリ現像液に対するより高い溶解性を発揮することができる。
(B)光酸発生剤の含有量は、特に限定されないが、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)100質量部に対し、1~50質量部であるのが好ましく、5~30質量部であるのがより好ましい。(B)光酸発生剤の含有量が前記下限値未満であると、感光性接着剤組成物の露光、現像特性が低下する場合がある。また、(B)光酸発生剤の含有量が前記上限値を超えると、(A)アルカリ可溶性樹脂の含有量が相対的に減少するため、アルカリ現像液によって溶解除去されるべき部分(ポジ型であれば露光部)のアルカリ現像液に対する溶解性が低下し、(A)アルカリ可溶性樹脂の種類等によっては、感光性接着剤組成物の光に対する感度が低下する傾向を示すため好ましくない。
<(C)エポキシ化合物>
(C)エポキシ化合物は、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)を架橋する機能を有する。
(C)エポキシ化合物は、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)を架橋する機能を有する。
(C)エポキシ化合物としては、分子中に芳香環を含む芳香族エポキシ化合物や、分子中に芳香環を含まない脂肪族エポキシ化合物のいずれであってもよい。ただし、(C)エポキシ化合物としては、脂肪族エポキシ化合物であるのがより好ましい。これにより、感光性接着剤組成物中の(A)アルカリ可溶性樹脂の架橋密度を適度な値とすることができるとともに、接着層601の柔軟性を適度に高めることができる。
また、(C)エポキシ化合物は、環状構造であってもよいが、分枝状構造または直鎖状構造であるのが好ましく、分枝状構造であるのがより好ましい。感光性接着剤組成物が、分枝状構造をなす(C)エポキシ化合物を含むことで、感光性接着剤組成物中の(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)の架橋密度を適度な値とすることができるとともに、接着層601の柔軟性を適度に高めることができる。これにより、半導体チップ20同士の接合界面に発生する応力集中(例えば、熱膨張に伴う応力等)を緩和する応力緩和性を備える接着層601が得られる。また、半導体チップ20同士の間に接着層601(特にノルボルネン系樹脂を含む接着層601)を設けることで、半導体チップ20に割れや欠け等の不具合が発生することを防止することができる。
また、(C)エポキシ化合物は、分子内に2つ以上のグリシジル基を含有することが好ましく、分子内に3つ以上9つ以下のグリシジル基を含有することがより好ましい。これにより、感光性接着剤組成物中の(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)の架橋密度を適度な値とするとともに、接着層601の柔軟性を適度に高めることができるため、必要な機械的強度を備えつつ応力緩和性により優れた接着層601を得ることができる。

(C)エポキシ化合物の含有量は、特に限定されないが、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)100質量部に対し、1~100質量部であるのが好ましく、5~50質量部であるのがより好ましい。(C)エポキシ化合物の含有量が前記下限値未満であると、硬化後の感光性接着剤組成物の物性が不良となる場合がある。(C)エポキシ化合物の含有量が前記上限値を超えると、感光性接着剤組成物の粘度が必要以上に高くなりすぎる場合がある。
<(D)フェノール化合物>
(D)フェノール化合物は、感光性接着剤組成物の光に対する感度を向上させる機能を有する。このため、現像時の感光性接着剤組成物の溶け残りを防ぐことができる。また、(D)フェノール化合物は、(B)光酸発生剤と相互作用することにより、塗膜601aの残膜率を向上させることができる。このようなことから、現像時のパターンニング性を向上させることができる。
(D)フェノール化合物は、感光性接着剤組成物の光に対する感度を向上させる機能を有する。このため、現像時の感光性接着剤組成物の溶け残りを防ぐことができる。また、(D)フェノール化合物は、(B)光酸発生剤と相互作用することにより、塗膜601aの残膜率を向上させることができる。このようなことから、現像時のパターンニング性を向上させることができる。
ここで、本実施形態に係る(D)フェノール化合物は、水酸基当量が60~150g/eqであるものが好ましく、水酸基当量が70~140g/eqであるものがより好ましく、水酸基当量が75~135g/eqであるものがさらに好ましい。水酸基当量が前記範囲内であると、現像時に用いるアルカリ水溶液に感光性接着剤組成物が可溶となる。これに対して、水酸基当量が前記下限値未満であり、かつポジ型の(B)光酸発生剤を用いる場合、露光プロセスの際に、未露光部における塗膜601aまで溶解してしまうおそれがある。また、水酸基当量が前記上限値を超え、かつポジ型の(B)光酸発生剤を用いる場合、感光性接着剤組成物のアルカリ水溶液への溶解性が発現しにくくなり、露光部における塗膜601aの溶け残りが生じてしまい、パターン加工を十分に行うことができなくなる。
なお、(D)フェノール化合物中の水酸基当量は、標準アルカリ溶液中に(D)フェノール化合物を混合した溶液を滴定する方法などにより測定することができる。
(D)フェノール化合物の好ましい具体例として、例えば、4-エチルレソルシノール、2-プロピルレソルシノール、4-ブチルレソルシノール、4-ヘキシルレソルシノール、2-ヒドロキシ安息香酸、3-ヒドロキシ安息香酸、4-ヒドロキシ安息香酸、4,4’-ジヒドロキシジフェニルスルフィド、3,3’-ジヒドロキシジフェニルジスルフィド、4,4’-ジヒドロキシジフェニルスルフォン、2,2’-ジヒドロキシジフェニルメタン、4,4’-ジヒドロキシジフェニルメタン、2,2’-ジヒドロキシジフェニルエーテル、4,4’-ジヒドロキシジフェニルエーテル、4,4’-(1,3-ジメチルブチリデン)ジフェノール、4,4’-(2-エチルヘキシリデン)ジフェノール、4,4’-エチリデンビスフェノール、2,2’-エチレンジオキシジフェノール、3,3’-エチレンジオキシジフェノール、1,5-ビス(o-ヒドロキシフェノキシ)-3-オキサペンタン、ジフェノイック酸、Bis-Z(本州化学工業株式会社製)、Ph-RS-Z(本州化学工業株式会社製)等が挙げられ、これらのうち1種または2種以上を組み合わせて用いることができる。
(D)フェノール化合物の含有量は、(A)アルカリ可溶性樹脂(特に環状オレフィン系樹脂)100質量部に対し、0.5~20質量部であるのが好ましく、1~10質量部であるのがより好ましい。(D)フェノール化合物の含有量が前記下限値未満であると、感光性接着剤組成物の光に対する感度向上の効果や、塗膜601aの溶け残りの改善が十分に認められない場合がある。(D)フェノール化合物の含有量が前記上限値を超えると、現像時にパターン崩れが生じる他、感光性接着剤組成物の冷凍保存中に析出が起こるため好ましくない。
感光性接着剤組成物は、さらに、感度などの特性向上等の目的に応じて、必要により、(D)フェノール化合物以外のフェノール化合物(樹脂)、レベリング剤、酸化防止剤、難燃剤、可塑剤、シランカップリング剤、硬化促進剤等が含まれていてもよい。
以上、本発明について説明したが、本発明はこれに限定されない。例えば、感光性接着剤組成物には任意の成分が添加されていてもよい。また、半導体装置には任意の構造体が付加されていてもよい。
次に、本発明の具体的実施例について説明する。
(実施例1)
[1]環状オレフィン系樹脂A-1(ポリマー)の合成
すべてのガラス機器を用意し、これらを60℃、0.1Torr(13.3Pa)下で18時間乾燥した。その後、すべてのガラス機器をグローブボックス内に備え付けた。
(実施例1)

すべてのガラス機器を用意し、これらを60℃、0.1Torr(13.3Pa)下で18時間乾燥した。その後、すべてのガラス機器をグローブボックス内に備え付けた。
次に、1つのガラス機器(ガラス機器X)にトルエン(992g)、ジメトキシエタン(116g)、1,1-ビストリフルオロメチル-2-(ビシクロ[2.2.1]ヘプト-2-エン-5-イル)エチルアルコール(以下、HFANB)(148g、0.54mol)、エチル 3-(ビシクロ[2.2.1]ヘプト-2-エン-2-イル)プロパネート(以下、EPEsNB)(20.7g、0.107mol)、5-((2-(2-メトキシエトキシ)エトキシ)メチル)ビシクロ[2.2.1]ヘプト-2-エン(以下、NBTON)(61.9g、0.274mol)を仕込み、各モノマーを含む混合物(反応溶媒)を得た。その後、反応溶媒を45℃で加熱しながら30分間窒素を流すことによりパージ(窒素パージ)を行った。逐次添加を行うため、別のガラス機器(ガラス機器Y)で、EPEsNB(14.2g、0.073mol)とNBTON(46.7g、0.159mol)とを混合し、窒素パージを行った。完全に窒素パージが終わった後、60.5mlのトルエンに溶解させたビス(トルエン)ビス(パーフルオロフェニル)ニッケル(5.82g、0.012mol)をガラス機器Y内に投入した。同時に、前述したガラス機器X内の混合物を、重合反応が一定のレベルで進行するような速度で、3時間かけてガラス機器Y内に添加し、反応溶液を得た。
次に、反応溶液を約1Lのメタノール/テトラヒドロフラン(THF)(=4モル/5モル)溶液に溶解させることにより、反応溶液中の未反応モノマーを取り除いた。次に、60℃で4時間、水酸化ナトリウム/酢酸ナトリウム(=4.8モル/1モル)の水酸化ナトリウム溶液によって反応溶液中のエステルを加水分解し、溶液Aを得た。その後、メタノール(405g)、THF(87g)、酢酸(67g)、ギ酸(67g)、脱イオン水(21g)を溶液Aに加えて、50℃、15分間攪拌した。攪拌を止めると溶液Aは水層と有機層に分離するため、上の層の水層を取り除き、有機層を60℃、15分間、メタノール/脱イオン水(=390g/2376g)溶液で3回洗浄した。そして、最終的に得られたポリマーをプロピレングリコールメチルエーテルアセタート中に希釈し、ポリマーの濃度が40%となるように溶媒置換した。このようにして、式(7)で示す、溶液状態のポリマー(環状オレフィン系樹脂A-1)を得た。
上記合成により得られたポリマーの収率は93.1%、得られたポリマーの重量平均分子量(Mw)は85,900、得られたポリマーの分子量分散(PD)は2.52であった。
また、得られたポリマー(環状オレフィン系樹脂A-1)の組成は、1H-NMRにおいて、HFANBが45.0モル%、2-(ビシクロ[2.2.1]ヘプト-2-エン-5-イル)プロピオン酸(以下、EPENB)が15.0モル%、NBTONが40.0モル%であった。
[2]感光性接着剤組成物の作製
実施例1の感光性接着剤組成物で用いた他の原材料を以下に示す。

環状オレフィン系樹脂A-1(固形分として22.0重量部)と、光酸発生剤B-1(5.0重量部)と、エポキシ化合物C-1(5.0重量部)と、フェノール化合物D-1(3.0重量部)と、酸化防止剤E-1(3.0重量部)と、酸化防止剤E-2(2.0重量部)と、溶剤としてのプロピレングリコールメチルエーテルアセタート(環状オレフィン系樹脂A-1の溶液に含まれているプロピレングリコールメチルエーテルアセタートも含めて60.0重量部)とを混合し、実施例1の均一な感光性接着剤組成物を得た。
(実施例2~15、比較例1~6)
感光性接着剤組成物を構成する原材料を表1および表2に示すように変更し、その各材料の含有量を表1および表2に示すように設定した以外は、実施例1と同様にして感光性接着剤組成物を得た。

(ポリイミド系樹脂A-4)
ポリイミド系樹脂A-4として、下記式(19)で表される化合物を用意した。具体的に、攪拌装置・温度計・ガス導入口・ディーンスタークトラップを備えたガラス製の4口フラスコ(容量1L)に、2,2-ビス(3-ヒドロキシ-4-アミノフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパン88.1g(0.241モル)、N-メチルピロリドン512g、トルエン128gを仕込んだ。フラスコをオイルバスに浸漬して、系の温度と25℃に制御しながら4,4'-オキシジフタル酸二無水物71.9g(0.229モル)を5分間掛けて系中に添加した。その後ガス導入口より乾燥窒素を導入しながら、その温度を維持して5時間撹拌した。その後、撹拌を続けながらトルエンの還流温度(約120~140℃)で4時間加熱により脱水した。その後系を冷却し、水8Lとメタノール8Lの混合物中にフラスコの内容物を滴下し、析出した固形分を集めて減圧下で40℃,8時間乾燥させることで、式(19)で示す、固形状態のポリマー(ポリイミド系樹脂A-4)を得た。
ポリイミド系樹脂A-4として、下記式(19)で表される化合物を用意した。具体的に、攪拌装置・温度計・ガス導入口・ディーンスタークトラップを備えたガラス製の4口フラスコ(容量1L)に、2,2-ビス(3-ヒドロキシ-4-アミノフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパン88.1g(0.241モル)、N-メチルピロリドン512g、トルエン128gを仕込んだ。フラスコをオイルバスに浸漬して、系の温度と25℃に制御しながら4,4'-オキシジフタル酸二無水物71.9g(0.229モル)を5分間掛けて系中に添加した。その後ガス導入口より乾燥窒素を導入しながら、その温度を維持して5時間撹拌した。その後、撹拌を続けながらトルエンの還流温度(約120~140℃)で4時間加熱により脱水した。その後系を冷却し、水8Lとメタノール8Lの混合物中にフラスコの内容物を滴下し、析出した固形分を集めて減圧下で40℃,8時間乾燥させることで、式(19)で示す、固形状態のポリマー(ポリイミド系樹脂A-4)を得た。
(フェノール化合物D-2)
フェノール化合物をD-2として、下記式(15)で表される化合物を用意した。フェノール化合物D-2の水酸基当量は135g/eqである。

各実施例および各比較例の感光性接着剤組成物を、シリコンウエハー上に塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。
その後、超微小硬度計ENT-1000(株式会社エリオニクス製)を用いて、測定温度25℃、荷重2mN、保持時間1秒とし、バーコヴィッチ圧子(三角錐、対稜角115°)を用いて、ISO14577に準拠してシリコンウエハー上の塗膜の弾性率を測定した。これを硬化前の感光性接着剤組成物の25℃での弾性率(硬化前の弾性率、単位:GPa)とした。
[3.1]弾性率の評価
[3.1.1]硬化前の弾性率の評価
各実施例および各比較例の感光性接着剤組成物を、シリコンウエハー上に塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。
その後、超微小硬度計ENT-1000(株式会社エリオニクス製)を用いて、測定温度25℃、荷重2mN、保持時間1秒とし、バーコヴィッチ圧子(三角錐、対稜角115°)を用いて、ISO14577に準拠してシリコンウエハー上の塗膜の弾性率を測定した。これを硬化前の感光性接着剤組成物の25℃での弾性率(硬化前の弾性率、単位:GPa)とした。
なお、比較例4の感光性接着剤組成物については、弾性率を測定することができなかった。
[3.1.2]硬化後の弾性率の評価
各実施例および各比較例の感光性接着剤組成物を、シリコンウエハー上に塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。そしてさらに、175℃のオーブン中で120分間加熱し、硬化させた。
その後、超微小硬度計ENT-1000(株式会社エリオニクス製)を用いて、測定温度25℃、荷重2mN、保持時間1秒とし、バーコヴィッチ圧子(三角錐、対稜角115°)を用いて、ISO14577に準拠してシリコンウエハー上の塗膜の弾性率を測定した。これを硬化後の感光性接着剤組成物の25℃での弾性率(硬化後の弾性率、単位:GPa)とした。
なお、比較例4の感光性接着剤組成物については、弾性率を測定することができなかった。

[3.2]半導体素子に対する接着力の評価
まず、シリコン製の半導体チップ上に各実施例および各比較例の感光性接着剤組成物を塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。これにより、塗膜を備える半導体チップを得た。
次いで、塗膜を備える半導体チップに、後述する[3.3]に示すエッチング処理およびアッシング処理を施した。その後、塗膜上にシリコン製の別の半導体チップを載せて、塗膜を介してシリコン製の半導体チップ同士を接着し、評価用サンプルを作製した。次いで、得られた評価用サンプルについて、Dage4000(デイジ・ジャパン株式会社製)を用いて、シェアツールで評価用サンプルの横から水平方向に一方の半導体チップを押し、チップ間の接合面が破断されたときのチップあたりのダイシェア強度(単位:N)を測定した。チップサイズは4mm×4mmであった。かかるダイシェア強度を半導体素子に対する接着力とした。したがって、この粘着力は、半導体チップ20の平面視でのサイズの単位面積あたりの値(単位:N/mm2(MPa))にすることができる。

なお、比較例4の感光性接着剤組成物については、ダイシェア強度を測定することができなかった。
[3.3]エッチング処理およびアッシング処理後の硬化前の塗膜のバックグラインドフィルムに対する粘着力の評価
まず、シリコン製の半導体チップ上に各実施例および各比較例の感光性接着剤組成物を塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。これにより、塗膜を備える半導体チップを得た。

次いで、塗膜を備える半導体チップに、エッチング処理とアッシング処理を順次施した。エッチング処理は、フッ素化合物ガス(CF4)とアルゴンガス(Ar)と酸素ガス(O2)の混合ガスを用い、出力は2500W、時間は6分、CF4流量/Ar流量/O2流量は200sccm/200sccm/50sccmで行った。また、アッシング処理は、O2とArの混合ガスを用い、出力は600W、時間は12分、O2流量/Ar流量は50sccm/150sccmで行った。
次いで、UV剥離タイプのバックグラインドフィルムを、その粘着面が塗膜に接するように貼り合わせた。なお、用いたバックグラインドフィルムは、幅25mm、長さ75mmであった。
そして、バックグラインドフィルムの長手方向の一端から剥離角が180°になるように、塗膜からバックグラインドフィルムを引き剥がし、引き剥がしに要した荷重の平均値(180°引き剥がし粘着力、単位:N/25mm、JIS Z 0237準拠)を求めた。なお、測定温度は25℃とし、引き剥がし速度は10.0±0.2mm/sとした。
なお、比較例4の感光性接着剤組成物については、粘着力を測定することができなかった。

[3.4]エッチング処理およびアッシング処理後の硬化前の塗膜のUV照射処理後のバックグラインドフィルムに対する粘着力の評価
まず、シリコン製の半導体チップ上に各実施例および各比較例の感光性接着剤組成物を塗布し、120℃、5分間のプリベーク後、150℃、40分間の加熱処理を行った。これにより、塗膜を備える半導体チップを得た。
次いで、塗膜を備える半導体チップに、エッチング処理とアッシング処理を順次施した。エッチング処理は、フッ素化合物ガス(CF4)とアルゴンガス(Ar)と酸素ガス(O2)の混合ガスを用い、出力は2500W、時間は6分、CF4流量/Ar流量/O2流量は200sccm/200sccm/50sccmで行った。また、アッシング処理は、O2とArの混合ガスを用い、出力は600W、時間は12分、O2流量/Ar流量は50sccm/150sccmで行った。
次いで、UV剥離タイプのバックグラインドフィルムを、その粘着面が塗膜に接するように貼り合わせた。なお、用いたバックグラインドフィルムは、幅25mm、長さ75mmであった。
そして、バックグラインドフィルムおよび塗膜に600mJ/cm2のUV照射処理(波長365nm)を施した後、バックグラインドフィルムの長手方向の一端から剥離角が180°になるように、塗膜からバックグラインドフィルムを引き剥がし、引き剥がしに要した荷重の平均値(180°引き剥がし粘着力、単位:N/25mm、JIS Z 0237準拠)を求めた。なお、測定温度は50℃とし、引き剥がし速度は10.0±0.2mm/sとした。
なお、比較例4の感光性接着剤組成物については、粘着力を測定することができなかった。
[3.5]最小溶融粘度の評価
各実施例および各比較例の感光性接着剤組成物を、剥離剤を塗った基材シート上に塗布し、120℃、3分間のプリベーク後、100℃、60分間の加熱処理を行った。これにより、基材シート上に硬化前の塗膜が形成された。その後、得られた塗膜を基材シートから引き剥がし、長さ20mm、幅20mm、膜厚100μmの試験片を得た。この試験片について、レオメーター(英弘精機株式会社製Rheo Stress RS150)を用い、空気中で30℃から200℃まで10℃/分の速度で昇温しながら1Hzの周波数で溶融粘度を測定した。
各実施例および各比較例の感光性接着剤組成物を、剥離剤を塗った基材シート上に塗布し、120℃、3分間のプリベーク後、100℃、60分間の加熱処理を行った。これにより、基材シート上に硬化前の塗膜が形成された。その後、得られた塗膜を基材シートから引き剥がし、長さ20mm、幅20mm、膜厚100μmの試験片を得た。この試験片について、レオメーター(英弘精機株式会社製Rheo Stress RS150)を用い、空気中で30℃から200℃まで10℃/分の速度で昇温しながら1Hzの周波数で溶融粘度を測定した。
そして、100℃から200℃までの測定値の最小値を、硬化前の感光性接着剤組成物の最小溶融粘度として求めた。
なお、比較例4の感光性接着剤組成物については、最小溶融粘度を測定することができなかった。
[3.6]温度サイクル(TCT)試験後のクラックの有無の評価
各実施例および各比較例の感光性接着剤組成物を介して、シリコン製の半導体チップ同士を接着し、チップ積層体を作製した。これを、ダイボンディングシートを用いてパッケージ基板上にマウントし、ワイヤーボンディング後、封止材料により封止した。これにより、半導体装置を得た。なお、封止条件は、成形型温度を175℃、注入圧力を7MPa、保持時間を2分とした。また、離型後の加熱温度を175℃、加熱時間を2時間とした。
各実施例および各比較例の感光性接着剤組成物を介して、シリコン製の半導体チップ同士を接着し、チップ積層体を作製した。これを、ダイボンディングシートを用いてパッケージ基板上にマウントし、ワイヤーボンディング後、封止材料により封止した。これにより、半導体装置を得た。なお、封止条件は、成形型温度を175℃、注入圧力を7MPa、保持時間を2分とした。また、離型後の加熱温度を175℃、加熱時間を2時間とした。
次いで、得られた半導体装置100個に対して、温度-55℃に30分間保持した後、温度125℃に30分間保持するサイクルを、500回繰り返す温度サイクル試験を行った。この温度サイクル試験後、各半導体装置を超音波探傷装置を用いて観察した。そして、以下の評価基準に基づいて観察結果を評価した。なお、比較例4の感光性接着剤組成物では、チップ積層体を作製することができなかった。
<評価基準>
A :クラックまたは界面剥離が発生した半導体装置の数が0個である。
B :クラックまたは界面剥離が発生した半導体装置の数が3個未満である。
C :クラックまたは界面剥離が発生した半導体装置の数が3個以上5個未満である。
D :クラックまたは界面剥離が発生した半導体装置の数が5個以上である。
以上の各評価結果を表1および表2に示す。
A :クラックまたは界面剥離が発生した半導体装置の数が0個である。
B :クラックまたは界面剥離が発生した半導体装置の数が3個未満である。
C :クラックまたは界面剥離が発生した半導体装置の数が3個以上5個未満である。
D :クラックまたは界面剥離が発生した半導体装置の数が5個以上である。
以上の各評価結果を表1および表2に示す。
表1および表2から明らかなように、各実施例の感光性接着剤組成物を用いて製造された半導体装置は、過酷な環境下にあっても、クラックや界面剥離の発生が十分に抑えられていた。この結果は、温度が急激に変化した場合でも、半導体チップ同士の接着が解除されたり、あるいは、半導体チップに不具合を生じたりすることなく、接着層が半導体チップ同士を良好に接着、固定していることを示している。すなわち、本発明の感光性接着剤組成物は、半導体チップ同士の接着における応力集中を緩和しつつ、半導体チップ同士を良好に接着し得ることが明らかとなった。
一方、各比較例の感光性接着剤組成物を用いて製造された半導体装置では、温度サイクル試験後、クラックまたは界面剥離が比較的多く認められた。この結果は、温度の急激な変化により、接着層による半導体チップ同士の接着が解除されたか、あるいは、半導体チップに対して応力集中に伴うクラックが発生したことが考えられる。
本発明の感光性接着剤組成物の硬化物を、半導素子同士を接着する接着層として用いることで、積層型半導体素子を備えた信頼性の高い半導体装置が得られる。したがって、本発明は産業上の利用可能性を有する。
Claims (19)
- 半導体素子と被接合部材とを接合するのに用いられる感光性接着剤組成物であって、
硬化後の当該感光性接着剤組成物の25℃での弾性率が、2.0~3.5GPaであり、
硬化前の当該感光性接着剤組成物の25℃での弾性率が、硬化後の当該感光性接着剤組成物の25℃での弾性率の70~120%であり、
エッチング処理およびアッシング処理に供された硬化前の当該感光性接着剤組成物の、半導体素子に対する25℃での接着力が20~200Nであり、
硬化前の当該感光性接着剤組成物の100~200℃での最小溶融粘度が、20~500Pa・sであることを特徴とする感光性接着剤組成物。 - 前記半導体素子は、端子と、該端子を被覆する被膜とを備え、
前記エッチング処理およびアッシング処理は、前記端子を前記被膜から露出させる処理である請求項1に記載の感光性接着剤組成物。 - 前記エッチング処理は、フッ素化合物ガス(CF4)とアルゴンガス(Ar)と酸素ガス(O2)との混合ガスを用いて、出力:2500W、時間:6分、CF4流量/Ar流量/O2流量:200sccm/200sccm/50sccmの条件で行われる請求項1または2に記載の感光性接着剤組成物。
- 前記アッシング処理は、酸素ガス(O2)とアルゴンガス(Ar)との混合ガスを用いて、出力:600W、時間:12分、O2流量/Ar流量:50sccm/150sccmの条件で行われる請求項1ないし3のいずれか1項に記載の感光性接着剤組成物。
- 前記エッチング処理およびアッシング処理に供された硬化前の当該感光性接着剤組成物の、UV剥離タイプのバックグラインドフィルムに対する25℃での粘着力が、3.0N/25mm以上である請求項1ないし4のいずれか1項に記載の感光性接着剤組成物。
- 前記エッチング処理およびアッシング処理に供されるとともに、UV照射処理に供された硬化前の当該感光性接着剤組成物の、UV剥離タイプのバックグラインドフィルムに対する50℃での粘着力が、0.5N/25mm以下である請求項1ないし5のいずれか1項に記載の感光性接着剤組成物。
- 当該感光性接着剤組成物は、アルカリ可溶性樹脂を含む請求項1ないし6のいずれか1項に記載の感光性接着剤組成物。
- 前記アルカリ可溶性樹脂は、環状オレフィン系樹脂を含む請求項7に記載の感光性接着剤組成物。
- 前記環状オレフィン系樹脂は、ノルボルネン系樹脂を含む請求項8に記載の感光性接着剤組成物。
- 前記アルカリ可溶性樹脂は、酸性基を有する請求項7ないし9のいずれか1項に記載の感光性接着剤組成物。
- 前記アルカリ可溶性樹脂は、炭素数が2~30の直鎖状の置換基を有する請求項7ないし10のいずれか1項に記載の感光性接着剤組成物。
- 前記直鎖状の置換基は、アルキルエーテル構造を含む請求項11に記載の感光性接着剤組成物。
- 前記アルカリ可溶性樹脂は、前記直鎖状の置換基を有する繰り返し単位を20~60mol%で含む請求項11ないし13のいずれか1項に記載の感光性接着剤組成物。
- 当該感光性接着剤組成物は、さらに、エポキシ化合物と、フェノール化合物と、光酸発生剤とを含む請求項7ないし14のいずれか1項に記載の感光性接着剤組成物。
- 前記エポキシ化合物は、2つ以上のグリシジル基を有する請求項15に記載の感光性接着剤組成物。
- 前記エポキシ化合物の含有量は、前記アルカリ可溶性樹脂100質量部に対し、1~100質量部である請求項15または16に記載の感光性接着剤組成物。
- 前記フェノール化合物は、その水酸基当量が60~150g/eqである請求項15ないし17のいずれか1項に記載の感光性接着剤組成物。
- 積層型半導体素子を備える半導体装置であって、
前記積層型半導体素子は、複数の半導体素子と、前記半導体素子同士の間に設けられ、これらを接合する請求項1ないし18のいずれか1項に記載の感光性接着剤組成物の硬化物とを有することを特徴とする半導体装置。
