本発明は主として半導体などの電子部品の洗浄に使用されるベローズポンプに関する。

【従来の技術】
従来、半導体などの電子部品の洗浄には純水が用いられているが、これを50〜300kg/cm2の高圧力で吹き付けることにより能率よく洗浄することができることが明らかとなり、プランジャポンプの使用が検討された。

しかし、プランジャポンプはプランジャとシリンダの金属同士の摺動により生じた細かい金属粉が洗浄液中に混入して電子部品に付着し、これを不良品にする虞れがある。

【発明が解決しようとする課題】
そこで、プランジャポンプのように摺動部分がなく、もし、破れても金属粉の出ないベローズポンプの使用が試みられたが、上記のような高圧力で使用するにはベローズとこれを囲む筒体との間に油を充填して圧力をバランスさせることによりベローズに作用する力を低減して耐久性を向上させる必要がある。しかし、このようにすると、万一ベローズが破れた場合に油が洗浄液に混入して被洗浄物を不良品にするという課題がある。

【課題を解決するための手段、作用及び効果】
本発明は上記課題を解決するための手段として、ベローズとこれを囲む筒体との間の空間に洗浄液と実質的に同一の液体を充填したから万一ベローズが破れても洗浄液が汚れて被洗浄物を不良品にする虞れがない。

なお、本明細書において洗浄液と実質的に同一の液体とは、洗浄液と全く同一の液体のほかに、その主たる構成物質が同一でごみなどの不純物混入割合が洗浄性能を維持するのに十分なものを言い、例えば、洗浄液が、抵抗値が18メグオームセンチ以上の超純水である場合に、抵抗値が1メグオームセンチ以上の純水を実質的に同一の液体と言う。

以下、本発明の一実施の形態を添付図面に基づいて説明する。

図1において、1は本体をなす筒体であってその上部に嵌着されたシール体4に、中心に吐出孔3が形成されたピストン2が緊密かつ摺動自由に嵌入されている。

筒体1の下部には中心に吸込孔9が形成された底部材5が緊密に嵌入されて固定されており、その吸込孔9の途中は球形の弁体7と弁座8からなる逆止弁6が構成されている。

ピストン2の下端と底部材5の上端には取付筒10、11が固定されていて、その取付筒10、11に合成ゴム製のベローズ12が緊密に螺着されている。
