本発明の感光性樹脂組成物は、(A)アルカリ可溶性高分子化合物と、(B)光重合性化合物と、(C)光重合開始剤とを含有してなる感光性樹脂組成物であり、前記アルカリ可溶性高分子化合物が、少なくとも、下記一般式(1)で表される酢酸ビニルから誘導される構成単位(a1)と、アルカリ可溶性構成単位(a2)とを含む共重合体であることを特徴とする。
前記アルカリ可溶性高分子化合物としては、前記アルカリ可溶性構成単位(a2)を含めば、各種の構成単位を用いて様々な組み合わせとすることができる。
本発明の感光性樹脂組成物においては、前記(A)アルカリ可溶性高分子化合物を用いることにより、(B)光重合性化合物として、必ずしもウレタンオリゴマー化合物を用いる必要がなく、架橋性能に優れる光重合性化合物を用いることができる。また、ウレタンオリゴマー化合物を前記光重合性化合物の一部として併用することにより、ウレタンオリゴマー化合物の架橋性の悪さが表出することなく、耐サンドブラスト性を向上させることができる。この併用により、セラミックやガラスなどのハードな加工において好適な、磨耗が少なく強靭なレジスト膜を形成することができる。また、必要により、これらの光重合性化合物以外の他の光重合性単量体を添加することによって露光感度を向上させ、現像時の膜減りや膨潤を防ぐことができる。
このカルボキシ変性ウレタン(メタ)アクリレート化合物は、最初に、ポリイソシアネート化合物と、カルボキシル基を有するジオール化合物とを両末端に−NCO基(イソシアネート基)が残るように反応させ、次いでこの反応物の末端−NCO基に、ヒドロキシル基を有する(メタ)アクリレート化合物を反応させることによって得ることができる。なお、ポリイソシアネート化合物とジオール化合物との反応に際しては、反応物の両末端に−NCO基を残すためにポリイソシアネート化合物を過剰とする。
このカルボキシ変性ウレタン(メタ)アクリレート化合物のより詳細な取得法は、上記特許文献4の[0009]〜[0015]に記載されている。
本発明の感光性樹脂組成物における光重合開始剤としては、従来公知のもの、例えば、ベンゾイン化合物、ベンゾトリアゾール化合物、トリアジン化合物、アクリジン化合物、フェニルグリオキシレート、α−ヒドロキシイソブチルフェノン、ジベンゾスパロン、1−(4−イソプロピルフェニル)−2−ヒドロキシ−2−メチル−1−プロパノン、2−メチル−[4−(メチルチオ)フェニル]−2−モルフォリノ−1−プロパノン、ジアセチル、アントラキノン、ナフトキノン、トリフェニルフォスフィン、2−メチルアントラキノン等のアントラキノン誘導体、3,3−ジメチル−4−メトキシ−ベンゾフェノン等のベンゾフェノン誘導体、2,2−ジメトキシ−2−フェニルアセトフェノン、2−メチル−1−〔4−(メチルチオ)フェニル〕−2−モルフォリノ−1−プロパノンなどのアセトフェノン誘導体、ベンゾインプロピルエーテルなどのベンゾインアルキルエーテル誘導体、ジエチルチオキサントンなどのチオキサントン誘導体、ミヒラーズケトン、2−(o−クロロフェニル)−4,5−ジフェニルイミダゾリル二量体などのヘキサアリールビスイミダゾール系化合物、9−フェニルアクリジン等のアクリジン誘導体、ジメチルベンジルケタール等のベンジル誘導体、トリメチルベンゾイルジフェニルホスフィンオキシド、トリブロモメチルフェニルスルホン等のスルホン誘導体、2−ベンジル−2−ジメチルアミノ−1−(4−モルフォリノフェニル)−ブタン−1−オン、2,4,6−トリメチルベンゾイルジフェニルホスフィンオキシドなどを挙げられ、これらの1種類又は2種類以上が用いられる。これらの中でも、2−(o−クロロフェニル)−4,5−ジフェニルイミダゾリル二量体などのヘキサアリールビスイミダゾール系化合物が好ましい。
本発明では上記成分の他に粘度調整などの目的のために必要に応じて、アルコール類、ケトン類、酢酸エステル類、グリコールエーテル類、グリコールエーテルエステル類、石油系溶剤などの希釈用の有機溶剤を適宜加えることができる。
本発明の感光性樹脂組成物における前記(A)成分であるアルカリ可溶高分子化合物と(B)成分である光重合性化合物との配合重量比は、アルカリ可溶高分子化合物の固形部100質量部に対して、光重合性化合物10〜900質量部、好ましくは20〜800質量部、より好ましくは30〜700質量部の範囲である。アルカリ可溶高分子化合物固形分100質量部に対し、光重合性化合物が10重量部未満になると硬化が不足してパターンが出ないという不都合が生じ、逆に900重量部を超えると、フィルム状とした時に形成能に欠けコールドフロー等の問題点を生ずるため好ましくない。
次に本発明の感光性ドライフィルムについて説明する。本発明の感光性ドライフィルムは、支持フィルム上に少なくとも本発明の感光性樹脂組成物層を設けたものである。その使用にあたっては、感光性樹脂組成物層上にさらに保護フィルムが被覆されている場合には、感光性樹脂組成物層から保護フィルムを剥離し、被加工体の上に露出した感光性樹脂組成物層を重ねた後、感光性樹脂組成物層から支持フィルムを剥離することによって、被加工体上に感光性樹脂組成物層を容易に設けることができる。
感光性樹脂組成物を調製するため、下記組成の溶液および化合物を調製した。
以下のように、アルカリ可溶性高分子化合物溶液1〜5を調整した。
(アルカリ可溶性高分子化合物溶液1)
デンカASR CH−09(電気化学工業株式会社製、重量平均分子量:約90,000、酸価:55mgKOH/g)の40%メチルエチルケトン(以下、「MEK」という。)溶液を調製した。
(アルカリ可溶性高分子化合物溶液2)
デンカASR CL−13(電気化学工業株式会社製、重量平均分子量:約140,000、酸価:35mgKOH/g)の40%MEK溶液を調製した。
(アルカリ可溶性高分子化合物溶液3)
メタクリル酸/酢酸ビニルの共重合割合が質量基準で10/90である共重合体(重量平均分子量:80,000、酸価:60mgKOH/g)の40%MEK溶液を調製した。
(アルカリ可溶性高分子化合物溶液4)
メタクリル酸/メタクリル酸メチル/酢酸ビニルの共重合割合が質量基準で10/30/60である共重合体(重量平均分子量:80,000、酸価:190mgKOH/g)の40%MEK溶液を調製した。
(アルカリ可溶性高分子化合物溶液5)
メタクリル酸/メタクリル酸メチル/メタクリル酸ブチル/酢酸ビニルの共重合割合が質量基準で10/22/28/40である共重合体(重量平均分子量:80,000、酸価:140mgKOH/g)の40%MEK溶液を調製した。
メタクリル酸/メタクリル酸メチル/メタクリル酸ブチルの共重合割合が質量基準で35/20/45である(メタ)アクリル系共重合体(重量平均分子量:70,000、酸価:190mgKOH/g)の40%MEK溶液を調製した。
(光重合性化合物1)
2,2−ビス〔4−(メタクリロキシポリエトキシ)フェニル〕プロパン(p+q=30、新中村化学株式会社製、製品名:NKエステルBPE1300)を用いた。
(光重合性化合物2)
ポリエチレングリコールジアクリレート(m=14、新中村化学株式会社製、製品名:NKエステルA−600)を用いた。
(光重合性化合物3)
カルボキシル変性ウレタンアクリレート(ダイセル化学株式会社製、製品名:KRM7222、重量平均分子量:約10,000、溶剤として酢酸エチル20%含有)を用いた。
ヘキサアリールビスイミダゾール系化合物:2−(o−クロロフェニル)−4,5−ジフェニルイミダゾール二量体を用いた。
染料としてダイヤモンドグリーン(保土ヶ谷化学株式会社製)を用いた。
以上のようなアルカリ可溶性高分子化合物(A)溶液、(メタ)アクリル系共重合体溶液、光重合性化合物(B)、光重合開始剤(C)、およびその他の成分(D)について表1に示した重量部を混合撹拌し、本発明の感光性樹脂組成物(実施例1〜6)および感光性樹脂組成物(比較例1〜3、参考例1)を調製した。

C:50μm以上
A+:120秒以上
A:90〜120秒
B:60〜90秒
C:60秒以下
Claims (5)
- 前記(B)成分として、カルボキシ変性ウレタン(メタ)アクリレートを含有することを特徴とする請求項1〜3のいずれか1項に記載のサンドブラスト用感光性樹脂組成物。
- 支持フィルム上に少なくとも請求項1〜4のいずれか1項に記載のサンドブラスト用感光性樹脂組成物から形成された感光性樹脂組成物層を有することを特徴とするサンドブラスト用感光性ドライフィルム。
