Claims (15)
- 処理室からの排気ガス流の処理方法であって、
前記処理室からの前記排気ガスを真空ポンプ装置または大気圧管を用いて輸送するステップと、
前記排気ガスを除害装置の除害区域で除害するステップと、
前記除害されたガスを冷却材の相変化によって冷却区域において冷却し、前記冷却された除害されたガスと前記冷却材を含む、冷却されたガス混合物を生成するために、前記除害区域の下流に冷却材を注入するステップと、
前記冷却区域の下流の乾式ろ過装置を用いて前記冷却されたガス混合物から微粒子をろ過するステップと、を有し、
前記注入される冷却材の量は、前記冷却区域において前記冷却材がほぼ全て気化するよう、そして前記冷却されたガス混合物が前記冷却材の注入後、前記乾式ろ過装置で凝縮しないよう、前記除害されたガスの流量及び/又は温度に応じて調節されることを特徴とする排気ガス流の処理方法。 - 前記冷却材は液体であり、前記注入された液体から気体への相変化によって、前記冷却区域において前記除害されたガスを冷却することを特徴とする請求項1記載の方法。
- 前記注入される冷却材の量は、前記冷却区域において前記冷却材がほぼ全て気化するように、前記除害されたガスの流量及び/又は温度に応じて調節されることを特徴とする請求項2記載の方法。
- 前記冷却区域は大気圧よりも低い気圧であり、前記真空ポンプ装置に対するガスの負荷が前記冷却材を前記ガス流に注入したことによってもほぼ増加しないように、前記真空ポンプ装置の上流にあることを特徴とする請求項1乃至3の何れか1項に記載の方法。
- 前記除害された排気ガスの特性がセンサーにより検知され、前記検知された特性に応じて前記冷却区域に注入される液体の量を調節することを特徴とする請求項1乃至4の何れか1項に記載の方法。
- 前記液体はスプレー状又は霧状で注入されることを特徴とする請求項1乃至5の何れか1項に記載の方法。
- 前記真空ポンプ装置は前記冷却区域の下流に配置され、前記冷却区域に導入される液体の量は、前記除害されたガスの温度が前記真空ポンプ装置の稼動上限温度より低くなるまで冷却されるように調節されることを特徴とする請求項6記載の方法。
- 前記除害されたガスは微粒子を含み、フィルター装置が前記除害されたガスをフィルターでろ過して前記微粒子を除去することを特徴とする請求項1乃至7の何れか1項に記載の方法。
- 前記フィルター装置は稼動上限温度を有し、前記冷却区域に注入される液体の量は、前記除害されたガスの温度が前記フィルター装置の稼動上限温度より低くなるまで冷却されるように調節されることを特徴とする請求項8記載の方法。
- 前記除害されたガスは微粒子を含み、湿式スクラバーが前記除害されたガスを洗浄して前記微粒子を除去することを特徴とする請求項1乃至9の何れか1項に記載の方法。
- 前記湿式スクラバー は稼動上限温度を有し、前記冷却区域に注入される液体の量は、前記除害されたガスの温度が前記湿式スクラバーの稼動上限温度より低くなるまで冷却されるように調節されることを特徴とする請求項10記載の方法。
- 前記注入された液体は前記冷却区域において前記除害されたガスを冷却するために気化し、前記冷却区域の下流において前記除害されたガス中の微粒子の周囲に凝結して固体核を有する液滴を形成し、前記液滴は前記湿式スクラバーによって効率的に洗浄されることを特徴とする請求項10又は請求項11記載の方法。
- 前記除害されたガスを冷却するために冷却区域に空気を導入することを特徴とする請求項1乃至12の何れか1項に記載の方法。
- 前記冷却区域の圧力は5kPaから75kPaの間であることを特徴とする請求項1乃至13の何れか1項に記載の方法。
- 前記液体は水、窒素、二酸化炭素のいずれか1つであることを特徴とする請求項1乃至14の何れか1項に記載の方法。
