Claims (15)
- 以下の層の配列を含み、各層は前記配列において直前に現れる層上に直接配置される、熱処理可能な光起電力セル用の透明電極であって、
基板と、
第1の誘電体層であって、前記基板から順に
シリコンの(酸)窒化物および/またはアルミニウムの(酸)窒化物からなるベース層;
ZnおよびSnの酸化物からなる層;
金属酸化物および/またはシリコンの(酸)窒化物からなる分離層;および
Znの酸化物からなる最上層;
を備えた第1の誘電体層と、
銀系機能層と、
前記銀系機能層上に直接配置された厚み0.5〜20nmのバリヤ層であって、前記銀系機能層から直接的に順に、
亜鉛およびアルミニウム酸化物の第1の非反応性スパッタ混合物で形成されたZAO層;
ZnSnOx層;および
亜鉛およびアルミニウム酸化物の第2の非反応性スパッタ混合物で形成された第2のZAO層;
からなるバリヤ層と、
前記バリヤ層に加えて、前記基板から最も遠い厚さ130nm未満の第2の誘電体層であって、亜鉛およびアルミニウム酸化物の反応性スパッタ混合物の層を含む、第2の誘電体層と、
を備える、透明電極。 - 前記第2の誘電体層が、前記バリヤ層と前記ZnO:Al層の間に配置されたZnSnOxの層をさらに備える、請求項1に記載の電極。
- シリコンの(酸)窒化物および/またはアルミニウムの(酸)窒化物からなる前記ベース層が20〜40nmの厚さを有する、請求項1または2に記載の電極。
- 前記第1の誘電体層におけるZnおよびSnの酸化物からなる前記層が、1〜8nmの厚さを有する、請求項1〜3のいずれかに記載の電極。
- 金属酸化物および/またはシリコンの(酸)窒化物からなる前記分離層が、0.5〜5nmの厚さを有する、請求項1〜4のいずれかに記載の電極。
- 前記分離層が金属酸化物からなる場合、前記分離層がTi、NiCr、InSn、Zr、Alおよび/またはSiの酸化物の層を備える、請求項1〜5のいずれかに記載の電極。
- 前記分離層が、次の元素Ti、V、Mn、Co、Cu、Zn、Zr、Hf、Al、Nb、Ni、Cr、Mo、Taの少なくとも1つ、またはこれらの材料の少なくとも1つからなる合金から選択される1つまたは複数の他の化学元素をさらに含む、請求項1〜6のいずれかに記載の電極。
- 前記第1の誘電体層におけるZnの酸化物からなる前記最上層が、3〜10nmの厚さを有する、請求項1〜7のいずれかに記載の電極。
- 前記銀系機能層が、5〜13nmの厚さを有する、請求項1〜8のいずれかに記載の電極。
- 前記バリヤ層が、1〜10nmの厚さを有する、請求項1〜9のいずれかに記載の電極。
- 基板と、
第1の誘電体層であって、前記基板から順に
SixNyのベース層と、
ZnSnOx層と、
TiO2層と、
ZnO:Alの最上層と
を備える第1の誘電体層と、
銀層と、
厚み0.5〜20nmのバリヤ層であって、前記銀層から順に
亜鉛およびアルミニウム酸化物の非反応性スパッタ混合物の第1の層と、
ZnSnOx層と、
亜鉛およびアルミニウム酸化物の非反応性スパッタ混合物の第2の層と
からなるバリヤ層と、
前記バリヤ層に加えて、前記基板から最も遠い厚さ130nm未満の第2の誘電体層であって、亜鉛およびアルミニウム酸化物の反応性スパッタ混合物の層を含む、第2の誘電体層とを備える、請求項1に記載の電極。 - 前記第2の誘電体層が、ZnSnOx層をさらに備える、請求項11に記載の電極。
- 前記第2の誘電体層における前記ZnSnOx層が、前記第2の誘電体層における前記ZnO:Al層と前記バリヤ層における最上のZAO層の間に配置される、請求項12に記載の電極。
- 前記第2の誘電体層が厚さ110nmよりも大きい、請求項12に記載の電極。
- 請求項1〜14のいずれかに記載の電極を備える、光起電力セル。
