Description
Claims (22)

前記ステージに連結され、前記ベースに対して前記移動軸に沿って前記ステージを移動し、(i)ピストンチャンバを規定するピストンハウジング、(ii)前記ピストンチャンバ内に位置づけられ、ピストン軸に沿って前記ピストンチャンバに対して移動し、前記ピストンチャンバをピストンの両側にある第1チャンバ及び第2チャンバに分離する前記ピストン、及び(iii)前記第1チャンバに流入する作動流体の流れを制御する第1供給バルブと、前記第1チャンバから流出する前記作動流体の流れを制御する第1排出バルブとを備え、前記第1供給バルブは、第1供給オリフィス領域を有する第1供給オリフィスを有し、前記第1排出バルブは、第1排出オリフィス領域を有する第1排出オリフィスを有し、前記第1供給オリフィス領域は、前記第1排出オリフィス領域とは異なる第1バルブサブアセンブリを備える流体アクチュエータアセンブリと、
前記流体アクチュエータアセンブリを制御して、前記第1チャンバを出入りする前記作動流体の流れを制御する制御システムとを備えるステージアセンブリ。 - 前記第1排出オリフィス領域は、前記第1供給オリフィス領域より大きい請求項1に記載のステージアセンブリ。
- 前記第1排出オリフィス領域は、前記第1供給オリフィス領域より少なくとも100%大きい請求項1に記載のステージアセンブリ。

(i)ピストンチャンバを規定するピストンハウジング、(ii)前記ピストンチャンバ内に位置づけられ、ピストン軸に沿って前記ピストンチャンバに対して移動し、前記ピストンチャンバをピストンの両側にある第1チャンバ及び第2チャンバに分離する前記ピストン、及び(iii)前記第1チャンバ内に流入する作動流体の流れを制御する第1供給バルブと、前記第1チャンバから流出する前記作動流体の流れを制御する第1排出バルブとを備え、前記第1供給バルブは、第1供給オリフィス領域を有する第1供給オリフィスを有し、前記第1排出バルブは、第1排出オリフィス領域を有する第1排出オリフィスを有し、前記第1供給オリフィス領域は、前記第1排出オリフィス領域とは異なる第1バルブサブアセンブリを備える流体アクチュエータアセンブリにより、前記ベースに対して前記移動軸に沿って前記ステージを移動することと、
制御システムによって前記流体アクチュエータアセンブリを制御して、前記第1チャンバを出入りする前記作動流体の流れを制御することとを備える方法。 - 前記移動するステップでは、前記第1排出オリフィス領域が前記第1供給オリフィス領域より大きいことを含む請求項11に記載の方法。
- 前記移動するステップでは、前記第1排出オリフィス領域が前記第1供給オリフィス領域より少なくとも10%大きいことを含む請求項11に記載の方法。
- 前記移動するステップは、前記第2チャンバを出入りする前記作動流体の流れを制御する第2バルブサブアセンブリを用意することを含み、前記第2バルブサブアセンブリは、前記第2チャンバに流入する前記作動流体の流れを制御する第1供給バルブと、前記第2チャンバから流出する前記作動流体の流れを制御する第1の排出バルブとを備え、前記第1供給バルブは、第1供給オリフィス領域を有する第1供給オリフィスを有し、前記第1排出バルブは、第1排出オリフィス領域を有する第1排出オリフィスを有し、前記第1排出オリフィス領域は、前記第1供給オリフィス領域より大きい請求項11に記載の方法。
- 前記用意するステップでは、前記第2バルブサブアセンブリについて、前記第1排出オリフィス領域が前記第1供給オリフィス領域より少なくとも100%大きいことを含む請求項14に記載の方法。
- 前記用意するステップでは、各バルブサブアセンブリについて、前記第1排出オリフィス領域が前記第1供給オリフィス領域より少なくとも100%大きいことを含む請求項15に記載の方法。
- 前記移動するステップでは、前記第1バルブサブアセンブリが前記第1チャンバに流入する前記作動流体の流れを制御する第2供給バルブを有することを含み、前記第2供給バルブは、第2供給オリフィス領域を有する第2供給オリフィスを有し、前記第2供給オリフィス領域は、前記第1供給オリフィス領域より大きいことを含む請求項11に記載の方法。
- 前記移動するステップでは、前記第1バルブサブアセンブリが前記第1チャンバから流出する前記作動流体の流れを制御する第2排出バルブを有することを含み、前記第2排出バルブは、第2排出オリフィス領域を有する第2排出オリフィスを有し、前記第1排出オリフィス領域は、前記第2排出オリフィス領域より大きい請求項17に記載の方法。
- 前記移動するステップでは、各バルブが比例バルブであることを含む請求項11に記載の方法。
- ワークピースを露光する方法であって、
照明ビームを生成する照明源を用意するステップと、
請求項11に記載のステージアセンブリにより、前記照明ビームに対して前記ワークピースを移動するステップとを備える方法。 - 移動軸に沿ってワークピースを位置づけるステージアセンブリであって、
前記ワークピースに連結されるように適合されたステージと、
ベースと、
前記ステージに連結され、前記ベースに対して前記移動軸に沿って前記ステージを移動し、(i)ピストンチャンバを規定するピストンハウジング、(ii)前記ピストンチャンバ内に位置づけられ、ピストン軸に沿って前記ピストンチャンバに対して移動し、前記ピストンチャンバをピストンの両側にある第1チャンバ及び第2チャンバに分離する前記ピストン、及び(iii)前記第1チャンバに流入する作動流体の流れを制御し、前記第1チャンバに流入する前記作動流体の流れを制御する複数の第1供給バルブと、前記第1チャンバから流出する前記作動流体の流れを制御する複数の第1排出バルブとを備える第1バルブサブアセンブリを備える流体アクチュエータアセンブリと、
前記流体アクチュエータアセンブリを制御して、前記第1チャンバを出入りする前記作動流体の流れを制御する制御システムとを備えるステージアセンブリ。 - 前記第2チャンバを出入りする前記作動流体の流れを制御する第2バルブサブアセンブリをさらに備え、前記第2バルブサブアセンブリは、前記第2チャンバに流入する前記作動流体の流れを制御する複数の第2供給バルブと、前記第2チャンバから流出する前記作動流体の流れを制御する複数のダイ2排出バルブとを備える請求項21に記載のステージアセンブリ。
