Claims (7)
- リング状本体の第1の側に配置された少なくとも1つのガス入口ポートを有するリング状本体と、
前記リング状本体の第1の表面に配置された複数のガス分配ポートであって、複数の均一に分布した列に配置された複数のガス分配ポートであり、前記複数の均一に分布した列の第1の列の前記複数のガス分配ポートが、前記複数の均一に分布した列の第2の列の前記複数のガス分配ポートの出口角度とは異なる出口角度でガスを方向付けるようになされ、前記リング状本体の前記第1の表面が凸状に湾曲し、前記リング状本体の第2の表面が平坦である、複数のガス分配ポートと、
を備える、リング状ガス分配器。 - 前記リング状本体がアルミニウム、アルミニウム酸化物、およびアルミニウム窒化物から成るグループから選択された材料を含む、請求項1に記載のリング状ガス分配器。
- 前記複数のガス分配ポートのそれぞれが0.5mm~3mmの直径を有する、請求項1に記載のリング状ガス分配器。
- 前記複数の均一に分布した列が1cm~3cm相隔たっている、請求項1に記載のリング状ガス分配器。
- 前記少なくとも1つのガス入口ポートは、前記第2の表面に隣接する前記第1の表面を介して形成され、前記第2の表面に平行な容積にガスを注入する、請求項1に記載のリング状ガス分配器。
- 前記複数のガス分配ポートは、前記リング状ガス分配器の中心線に対してガスを外側に向けるように構成される、請求項1に記載のリング状ガス分配器。
- 前記本体の第1の部分から前記本体の第2の部分までの前記第2の表面の長さが5mmから30mmの間である、請求項1に記載のリング状ガス分配器。
