Abstract

リングラフイ技術を用いて、可撓性のカンチレバーを形
成し、さらにこのカンチレバーの先端部に設けたカンチ
レバーの面と傾斜した先端チップを形成し、このチップ
の先端に金属探針あるいは磁性探針を設けたものである
。 カンチレバーの面に対する上記先端チップ部の傾きθは
、40’ <fJ<70゜の角度が好適である。 [作用】 可撓性を有するカンチレバーの先端部の磁性も4 しくは金属探針は、カンチレバー先端の傾斜したチップ

磁性探針の変質を防止して、磁性探針の磁気的性質が長
時間安定に保たれる効果がある。 この被覆層の材料として望ましい材料は、Pt、Pd.

ことにより先端の曲率が1000人以下のさらに鋭い先
端をもった金属探針あるいは磁性探針を形成できる。磁
性探針の構或材料としては、−8 80a t%Ni−Feを始めとするパーマロイ、Ni
.Fe.Coを含む非晶質合金、Fe−C系の材料を用
いることができる。 実施例2 第2図により金属探針および磁性探針の作製方法の一例
を説明する。 第2図に示した半導体リソグラフィ技術によりカンテレ
バーと磁性探針を作製する。まず面方位(100)のS
j基板21の表面にフォトレジストを塗布し、露光装置
によって露光、現像を行い、レジストマスク22を形成
する(第2図a)。このレジストマスク22を用いて、
KOH等のアルカリ系水溶液によりSi基板21を異方
性エッチングした後、フォトレジストを除去して傾斜部
23を形成する(第2図b)。この傾斜部23の角度θ
は、Si基板面すなわちカンチレバー面24に対して4
0゜〈θく70゜が適当である。 次にSi基板21を酸化させ厚さ約1.5μmの酸化膜
25を形成する(第2図C)。ついでこ光装置によって
露光、現像を行い、カンチレバーの基本構造をしたレジ
ストパターン26を形成する(第2図d)。このレジス
トパターン26をマスクとして、フッ酸、フッ化アンモ
ニウム溶液の混合液を用いて余分の酸化膜をエッチング
してカンチレバーパターン27を形成し、レジストを除
去する(第2図e)。 このカンチレバーパターン27の先端部は、第2図Jに
示したように、V字型に尖らせ、傾斜部23の領域にチ
ップ28を形成する。これによりカンチレバーに対して
角度θだけ傾斜した一体構造のチップの基本構造を構戊
する。このθの値は、40°<θ<70゜とする。次に
、このカンチレバーパターンの上にフォトレジストを塗
布し、露光装置によって露光、現像を行い、上記チップ
28の領域の一部に開口部29を形戊する(第2図f)

護して、Si基板21をKOH等のアルカリ系水溶液に
よりエッチングして、磁性探針3↓とカンチレバー32
と支持台33で構或された磁性プローブ34を作製する
(第2図h、第2図k)。 最後に、磁性探針の表面に被覆層を形成する。 この被覆層の材料としては、Pt.Pd.Au、Cr.
Ru.Rhおよびこれらを含む材料が望ましく、この厚
さは100nm以下が望ましい。また磁性プローブの上
面、すなわち支持台を形成したレバー面にも導電性を付
与すれば、この面で磁性プローブの変位を走査型トンネ
ル顕微鏡法(STM)などにより検出できる。 磁性材料30に変わって、非磁性の金属材料を用いるこ
とにより金属探針とカンチレバー、及び支持台で構成さ
れた金属プローブが作製でき、これにより走査型トンネ
ル顕微鏡法(STM).走査型原子間力顕微鏡用のプロ
ーブとして用いる。 本実施例では、面方位(↑00)のSi基板を11 用いて本発明を説明したが、Si基板としては、面方位
(100)以外のSi基板を用いても同様の効果を得る
。またSi基板面が面方位(1 0 0)に対してO〜
20゜の範囲で傾斜した基板を用いても良い。 実施例3 実施例1、実施例2により作製した磁性プローブを用い
て磁気力顕微鏡を構成し、第3図により説明する。 磁性プローブは、磁性探針31、チップ28、カンチレ
バー32、および支持台33で構或される。磁性プロー
ブの先端のチップの部分に形成した磁性探針31が磁性
試料35の表面に垂直に接するように設置する。すなわ
ちカンチレバー32の先端のチップが試料面に垂直にな
るように設置する。この場合、支持台33は、試料面の
反対側にくるようにする。この磁性プローブにおいて磁
性探針およびカンチレバーの両面にAu.Ptなどの導
電性膜を形成する。 カンチレバ−32の後方に、カンチレバーの面−12 に接近させて先端が鋭く尖った金属探針36を設置する
。金属探針36は、先端が鋭く尖ったW線やpt線など

性試料35の表面における漏洩磁界によるカンチレバー

表面の形態情報を得る。 磁性探針の表面に被覆層を形成することにより、空気中
や真空中、あるいは各種ガス雰囲気で長時間動作しても
、再現性の良い測定ができる。 磁性探針の材料としては、パーマロイ合金の他にNi.
Fe.Goおよびこれを含む合金、CoN b−Z r
. G o−M o−Z r. G o−T a−Z 
rなどの非品質合金、あるいはFe/C.Fe/パーマ
ロイ多層膜を用いても同様の効果を得る。 被覆層としては、ptの他にRu.Rh.Au、Pdお
よびこれを含む合金を用いても効果は同じである。 [発明の効果】 以上述べたごとく,カンチレバーの先端にカンチレバー
の面に対して傾斜した面を有し、先が尖ったチップを形
成し、このチップ部分に磁性探針、もしくは金属探針を
形成し、この磁性探針あるいは金属探針を試料面に垂直
に接近するように設置して、磁気力顕微鏡、原子間力顕
微鏡およびその類似装置を構戒することにより、試料と
探針の間の距離を精度良く制御できるので、高感度でか
つ高分解能の試料表面の磁気力情報と形態情報を得るこ
とができる効果がある。また磁性探針の表面を導電性材
料からなる被覆層で被覆することにより、磁性探針の表
面の酸化などによる磁気特性の変化や電気伝導性の変化
を防止でき、磁気力情報と試料表面形態情報を再現性良
く得られる効果を有する。
