使われるフォトマスクやレチクルを収納するケースに関

光装置や保守用の洗浄装置等では無人でマスク基板を搬
送するようになってきた。特にマスク基板は1枚ごとに
専用のケースに密閉状態で収納され、そのケースを露光
装置や洗浄装置に装着することで、自動的に内部のマス
ク基板を取り出す装置が使われている。このような収納
ケースとその搬送装置の一例は特開昭57−39537
号公報、又は特開昭58−95812号公報に開示され
ている。この種のケースはマスク基板を水平に収納する
とともに、マスク基板の挿脱に際しては、マスク基板を
水平に進退させるような位置に扉部材(前扉)が設けら
れている。このケースは前扉側を装置の奥に向けて、複

(実施例) 第1図は複数のケース1をケース装着機構(ライブラリ
ー)2に積み重ねるように装着した状態を示す斜視図で

側の先端部には前扉1aが開閉自在に設けられている。
さて、ライブラリー2には、前扉1aが装置の奥に向か
うようにケース1が装着されるので、本実施例では前扉
1aと反対側の背面に透明板3による窓を設ける。第2
図はケース1の背面を拡大して示す平面図であり、第3
図は窓部の拡大斜視図である。アクリル樹脂等による透
明板3は背面に形成された切欠き全面を覆うような大き
さに定められ、その両端はコの字形のアングル1dに挾
持され、下端は突出したストッパ1eに支えられてい
る。このような状態でケース1内にマスク基板4が収納
されていると、第2図に示したように、マスク基板4の
端面が透明板3を介して観察できる。第3図は上蓋1b
を開いた状態を示し、このとき透明板3は第4図に示す
ように上方にスライドさせることによって容易に取りは
ずせる。また透明板3をアングル1dとストッパ1eに
よるポケットに装着した状態では、透明板3の上端面
3′とケース1の背面の壁の上端面1′とがほぼ同一面
になるように定められている。そして上蓋1bが閉成し
た状態では、上蓋1bが上端面1′、3′をともに覆う
ように、ヒンジ1cの位置が定められている。従って上
蓋1bを閉成することによって、透明板3の脱落が防止
されるとともに、ケース1内に外部からゴミやホコリ等
が進入することがなく、マスク基板4は密閉状態で収納
される。また、ケース1を洗浄する場合は透明板3を取
りはずし、そのまま酸、又はアルカリによって洗浄でき

による板材が好適であるが、ガラス板にしてもよい。こ

ットから取りはずさなくてもよい。さらに、ケース1の
背面全部を透明部材で構成するようにしてもよい。この

採光用の窓を構成するガラス板6が固着される。この採
光窓から入った光は主にマスク基板4の透明板3と対向
する端面を照明する。そして、このケース1をライブラ
リー2に装着したとき、第6図に示すようにライブラリ
ー2に設けられた光源(赤色LED等)7が採光窓のガ
ラス板6と対向する。この光源7は複数のケース1のそ
れぞれの採光窓を照明するように、ケース1の装着位置
に応じて複数個設ける。この場合光源7は、ケース1が
装着されたとき、そのケースに対応した光源のみが連動
して点灯するように構成するとよい。さて、光源7から
の光lは採光窓のガラス板6を透過して、マスク基板4
の端面4aを照明する。一般にマスク基板4の端面は荒
削り(すりガラス)仕上げされているので、光lは端面
4aで乱反射する。このため、透明板3を介してケース
1内部を見ると、その端面4aが輝いて観察でき、視認
性がさらに向上する。尚、光源7の光lの色(波長)
は、装置の設置環境下において、最もわかりやすいもの
にするとよい。ただし、露光装置にこの種のケース1と
ライブラリー2を付ける場合は、感光基板(フォトレジ
ストを塗ったウェハ等)を感光させない波長の光源が望
